    Abstract: PROBLEM TO BE SOLVED: To provide a fast recovery diode wherein dynamic avalanche occurs at high voltage, and a static breakdown voltage is increased. SOLUTION: An anode layer 5 having a doping profile includes at least two sublayers 51, 52. The first sublayer 51 has high doping concentration, which is between 2*10 16 cm -3 and 2*10 17 cm -3 and which is higher than that of any other sublayer 52. The last sublayer 52 has a last sublayer depth 520, which is 90-120 μm.
