Abstract: It is the object of the invention to provide a power semiconductor rectifier with a low on-state-voltage and high blocking capability. The object is attained by a power semiconductor rectifier comprising: a drift layer having a first conductivity type; and an electrode layer forming a Schottky contact with the drift layer, wherein the drift layer includes a base layer having a peak net doping concentration, below 1·1016 cm−3 and a barrier modulation layer which is in direct contact with the electrode layer to form at least a part of the Schottky contact, wherein a net doping concentration of the barrier modulation layer is in a range between 1·1016cm−3 and 1·1019 cm−3 and wherein the barrier modulation layer has a layer thickness in a direction vertical to the interface between the electrode layer and the barrier modulation, layer of at least 1 nm and less than 0.2 μm.

Abstract: The invention relates to a bipolar non-punch-through power semiconductor device and a corresponding manufacturing method. The device comprises a semiconductor wafer and a first electrode formed on a first main side of the wafer and a second electrode formed on a second main side of the wafer opposite the first main side. The wafer comprises a pair of layers of different conductivity types, such as a drift layer of a first conductivity type, and a first layer of a second conductivity type arranged on the drift layer towards the first main side and contacting the first electrode.The wafer comprises an inner region wand an outer region surrounding the inner region. The drift layer has a thickness in the inner region greater or equal than a thickness in the outer region. A thickness of the first layer increases in a transition region between the inner region and the outer region from a thickness in the inner region to a maximum thickness in the outer region. The thickness of the first layer increases linearly over the transition region with a width of the transition region greater than 5 times a thickness of the first section of the first layer.

Abstract: Exemplary embodiments relate to a medium voltage switchgear with interlocking device associated with an actuator drive, which operates a switching element via a mechanical coupling element. The switching drive is movable in two end positions until which the interlocking is active between a freely selectable middle position and a specified end position. In order to keep the interlocking active over a certain range of the actuator travel, the mechanical coupling element includes a force flux element that is rotatable during operation of the drive from OFF to ON. In this way, the region where the interlocking shifts from unlocked to locked can freely be chosen by the shape of the force flux element.

Abstract: The invention supports and promotes testing of Substation Automation (SA) functions involving intermediary Logical Nodes (LN) in SA systems of operating substations, specifically with minimized impact on the substation and/or the SA system and without having to completely deactivate or isolate entire parts of the substation. A test is set up by defining at least one input LN where the test scenario input signals will be applied, and by determining output LNs where expected output values shall be observed. Based on the data flow between LNs as defined in the System Configuration Description (SCD) file a test preparing tool automatically determines all intermediary LNs logically arranged between these input and output LNs. The intermediary LNs and the IEDs that are affected by the function test are identified and subsequently marked for “test” or “simulation” mode.
