Abstract:
PROBLEM TO BE SOLVED: To provide a vertical type GaN light emitting element capable of improving characteristics of a horizontal type light emitting element by a metal protection film layer and a metal support layer.SOLUTION: A thick metal protection film layer 1100 of 10 micron or more is formed on the side surface and/or the lower surface of a vertical type GaN-LED, so that an element can be protected from an external impact and chip separation can be easily performed. And also, a metal substrate is used instead of a sapphire substrate so that heat that is generated at the time of element operation can be easily released, thereby suitable for use in a high output element. Thus, an element having improved optical output characteristics can be manufactured. A metal support layer 1900 is formed so that a phenomenon such that the element is distorted at the time of chip separation or damaged by an impact can be prevented. A p-type electrode 1200 is partially formed in a network on a p-GaN 1300, so that radiation of photon formed in an active layer 1400 toward an n-GaN layer 1500 can be maximized.

PROBLEM TO BE SOLVED: To provide a plant cultivation device for producing ginseng having high content of ginsenoside.SOLUTION: A plant cultivation device comprises: a guide rail provided along a longer direction of a ginseng cultivation bed on an upper portion of the ginseng cultivation bed; a movable part which is connected to the guide rail and moves on the guide rail; an arm part in which one end is connected to the movable part and the other end extends in a variable length from the movable part toward a ginseng cultivation space on the ginseng cultivation bed; and an ultraviolet ray irradiating section which is connected to the other end of the arm part and irradiates the ginseng cultivation bed with ultraviolet rays in a specific period of a ginseng cultivation period or a ginseng harvest period.

PROBLEM TO BE SOLVED: To provide a light-emitting element having a plurality of nonpolar light-emitting cells, and a method for manufacturing the same.SOLUTION: A light-emitting element includes: a substrate; a plurality of nonpolar or semipolar light-emitting cells which are formed in the upper part of the substrate so as to be separated from each other and have a first conductivity type upper semiconductor layer, an active layer and a second conductivity type lower semiconductor layer; a material layer covered with the first conductivity type upper semiconductor layer of the light-emitting cell; an insulating layer which is arranged on the light-emitting cell and fills in a gap between the material layers; at least one wire which electrically connects the light-emitting cells each other under the insulating film; and an interlayer insulating layer which covers at least one wire and is interposed between the substrate and the light-emitting cell.

PROBLEM TO BE SOLVED: To provide a substrate recycling method and a recycled substrate.SOLUTION: The substrate recycling method comprises: preparing a substrate having a surface separated from an epitaxial layer; etching the substrate surface using electrochemical etching; and using chemical etching, dry etching, or chemical mechanical polishing techniques to remove the surface etched using electrochemical etching.

PROBLEM TO BE SOLVED: To provide a light-emitting diode, and a method for manufacturing the same.SOLUTION: A light-emitting diode comprises: a semiconductor laminate structure including a first semiconductor layer, an active layer and a second semiconductor layer on a substrate; a conductive substrate formed on the semiconductor laminate structure; and an electrode formed through ohmic contact with the conductive substrate. The electrode is provided with a laser groove which is formed penetrating from the electrode to a part of the conductive substrate by subjecting the electrode and the conductive substrate to laser scribing. Thereby, the light-emitting diode can be locally thermally transferred with the use of a laser, and accordingly has an effect of making the electrode form an ohmic contact and thereby lowering an operation voltage and reducing a heating value.
