Abstract: A photomask blank and a photomask making method are provided to manufacture a photomask with high precision by reducing a dependency on pattern density. A photomask blank is used for manufacturing a photomask including a transparent substrate(1) and a mask pattern formed on the transparent substrate. The mask pattern includes transparent regions and opaque regions effective to exposure light. A light shielding film(2) is disposed on the transparent substrate. Another film is selectively inserted between the transparent substrate and the light shielding film. An anti-reflective film(3) is formed on the light shielding film. An etching mask film(4) is formed on the anti-reflective film.
