Abstract: There are provided a reflective photomask blank and a reflective photomask, which are compatibly capable of suppressing a shadowing effect and improving the life of a mask. The low reflection part (8) has a multi layer structure of at least two layers or more layers. An outermost layer (5) of the low reflection part (8) has a refractive index n equal to or more than 0.90 and an extinction coefficient k equal to or less than 0.02 with respect to extreme ultraviolet (EUV) light (where a wavelength is 13.5 nm).

The virtual-pixel unit encompasses a photoelectric-conversion region, charge detectors to which ordinal numbers are labeled, configured to accumulate signal charges transferred from the photoelectric-conversion region, and transfer-control elements configured to control movement of signal charges from the photoelectric-conversion region to one of the charge detectors. N pieces of charge detectors of the same ordinal number are arranged in boundary between the photodiodes and the intersection-shared sites. The intersection-shared site encompasses N pieces of switching elements having first main electrode connected to the charge detectors, and common signal-readout circuit having input terminals connected to second main electrode of each of the switching elements.-

Abstract: A method includes: preparing a metal sheet and a glass substrate in which an absolute value of a difference in linear expansion coefficient between the glass substrate and the metal sheet is less than or equal to 1.3×10−6/° C. in a temperature range between 25° C. and 100° C. inclusive; joining the glass substrate to the metal sheet with a plastic layer in between; forming a mask plate from the metal sheet by forming mask holes in the metal sheet joined to the glass substrate; joining, to a mask frame, a surface of the mask plate that is opposite to a surface in contact with the plastic layer, the mask frame having a higher rigidity than the mask plate and having a shape that surrounds the entire mask holes; and removing the plastic layer and the glass substrate from the mask plate joined to the mask frame.
