    Abstract: PROBLEM TO BE SOLVED: To provide a radiation-sensitive resin composition which is highly transparent to a radiation, is excellent in basic physical properties, e.g. sensitivity, resolution, dry etching resistance, and pattern shape, as a resist, has a high resolution performance, and exhibits a pattern with a small line edge roughness and a small density dependance; and an acid-dissociating-group-containing polymer which can be used for preparing the radiation-sensitive resin composition. SOLUTION: The acid-dissociating-group-containing polymer contains at least one kind of repeating units selected from repeating units represented by formulas (1) and (2) and also contains repeating units each having an acid-dissociating group, and the polymer is prepared by a living radical polymerization using a chain transfer agent represented by formula (X-1) (wherein R a is an optionally substituted hydrocarbon group; and Z is an optionally substituted, hetero-atom-containing group).
