Abstract:
The present invention is a power semiconductor switch having a monolithically integrated low-voltage lateral junction field effect transistor (LJFET) controlling a high-voltage vertical junction field effect transistor (VJFET). The low-voltage LJFET conducting channel is double-gated by p+n junctions at opposite sides of the lateral channel. A buried p-type epitaxial layer forms one of the two p+n junction gates. A p+ region created by ion implantation serves as the p+ region for the second p+n junction gate. Both gates are electrically connected by a p+ tub implantation. The vertical channel of the vertical JFET is formed by converting part of the buried p-type epitaxial layer into n+ channel via n-type ion implantation.

In CDMA mobile communication of the packet switching mode which is one-way, the packet is transmitted to divide to a frame unit. In this time, the first, the second and the third transmission timing which are obtained to divide to three pieces the predetermined frame are set up for increasing the transmission efficiency by realizing the retransmission of the frame unit, as the transmission timing of a backward control signal in a backward channel,. Base station 100 transmits a forward signal (a forward control signal and an user data signal) by using code A (a forward channel) at any frame. When the forward signal is received at this frame by mobile station 70, mobile station 70 transmits a receiving acknowledgment signal (a backward control signal) of the forward signal by using code A' at the first transmission timing of the next frame. Conversely, when the forward signal is not received correctly, mobile station 70 transmits a retransmission request signal (the backward control signal) of the forward signal by using code A' at the first transmission timing of the next frame. The similar operation carries out in mobile stations 80 and 90. However, in this case, the transmission timing of the backward channel is the second or the third timing.

A portable hand-held electric powered medicine/water vaporizer consisting of a durable plastic shell (43), lid (27) and legs (69) with sufficient operating volume to vaporize medicine/water for a short time. Inside the shell is a vessel (35) for holding medicine/water. Under the vessel is a heater (39) for heating medicine/water to generate steam. The lid (27) consists of a fixed stem (23) with an adjustable cooling extension (21) to allow the user to adjust for desired temperature and steam flow. The lower shell consists of a box for cord (59) and plug (61) storage and a stainless steel base plate (67) for stability when free standing. The base stands on four legs (69) which allows air to flow through the ventilated stainless steel base plate, to the inside of the upper shell to allow the exterior of the upper shell to remain air cooled during use. As the air passes the internal medicine/water container, it escapes the upper shell through air ports (40) located at the side of the upper shell just below the lid.

The invention demonstrates that only 2% functional conductive polymer binder without any conductive additives was successfully used with a micron-size silicon monoxide (SiO) anode material, demonstrating stable and high gravimetric capacity (>1000 mAh/g) for ˜500 cycles and more than 90% capacity retention. Prelithiation of this anode using stabilized lithium metal powder (SLMP®) improves the first cycle Coulombic efficiency of a SiO/NMC full cell from ˜48% to ˜90%. This combination enables good capacity retention of more than 80% after 100 cycles at C/3 in a lithium-ion full cell. We also demonstrate the important connection between porosity and the loading of silicon electrodes. By employing a highly porous silicon electrode, a high areal capacity (3.3 mAh/cm2) is obtained. This method works well to achieve high loading of other high-capacity alloy anodes, the state-of-art graphite anode, as well as a high loading of positive electrodes for LIBs.

Silicon alloys have the highest specific capacity when used as anode material for lithium-ion batteries, however, the drastic volume change inherent in their use causes formidable challenges toward achieving stable cycling performance. Large quantities of binders and conductive additives are typically necessary to maintain good cell performance.
