Abstract: PURPOSE: A non-volatile semiconductor memory device is provided to prevent program disturb due to FN tunneling and junction thermoelectron at the same time by floating a bit line which is connected to unselected memory cell. CONSTITUTION: At least memory cell block(110) comprises a plurality of memory cells(MC). A plurality of memory cells comprises a memory transistor(T1) and a selecting transistor(T2). The memory transistor and selecting transistor are serially connected between a plurality of bit lines and common source line. A bit line selection switch block(120) comprises a plurality of bit line selection switches. The bit line selection switch electrically connects the bit line to a global bit line. The controller controls voltage applied to the bit line selection switch line. The controller floats the bit line which is not selected.
