Abstract: PURPOSE: An apparatus for dry etching in semiconductor processing is provided to minimize generation of particles in a chamber and damage to a shadow ring, by making the shadow ring built in the circumference of a wafer. CONSTITUTION: Plasma is generated in the chamber(30) of the dry etcher including the shadow ring(36) to etch the wafer(W). A cathode(34) is installed in the lower portion of the chamber to supply power for generating the plasma. The wafer is placed on the cathode. A built-in shadow ring is installed in the circumference of the wafer placed on the cathode. The shadow ring is made of quartz.

Abstract: 본 발명은 웨이퍼의 뒷면에 클램프를 체결시키기 위한 수단인 스크류의 축에 완충수단으로서 스프링을 구비하는 반도체 장치의 제조설비를 제공한다. 따라서, 본 발명에 의한 반도체 장치의 제조설비를 이용하면, 상기 클램프의 두께에 영향을 주는 반도체 장치의 제조공정이 진행되어 상기 클램프의 두께가 얇아져서 체결부위가 이완되거나 헐거워지더라도 상기 스크류의 상태는 항상 같은 상태로 유지된다. 이 결과, 상기 스크류가 체결된 부분을 통해 상기 웨이퍼 뒷면에 흐르는 헬륨가스가 누출되는 것을 방지할 수 있다.
