A light radiating device comprises a body 10 of N-type GaAs having a resistivity of 0À01 to 0À1 ohm cm. and a mobility of about 5000 cm. 2 / volt sec. and means 13 for applying an electric field exceeding a threshold value whereby light is emitted from the body. A pulse generator 13 is connected across a GaAs element doped with Se or Sn. The device may be used in pulse-codemodulated communication systems, surveillance and mapping radar or for sensing non-turbulent air if infra-red radiation is emitted.
