Abstract:
PURPOSE:To selectively mount diffused regions that mutual spaces are accurately set, by placing mask layers, which spaces are prescribed highly precise, on a semiconductor substrate, by forming layer containing impurities on the layers and by thermally treating these layers. CONSTITUTION:Mask layers 12A and 12B that workability is excellent, the accuracy of etching is high and have mask effect to impurities are made up on a semiconductor substrate such as a P type Si substrate 11 at regular intervals by Si3N4. A layer 13 containing impurities, such as, B dope SiO2, etc. and an insulating layer 14, which does not contain impurities, such as, SiO2, etc., are successively built up on the layers. These insulating layers existing between the mask layers 12A, 12B are selectively removed, a thin insulating layer 16 of SiO2, etc. is formed on the substrate 11 exposed, and these layers are thermally treated, thus making up N type diffused layers 17 and 18, which spaces are prescribed by means of the mask layers. Consequently, this MOS device that the length of channels is decided highly precise can be prepared.

PROBLEM TO BE SOLVED: To accurately know viewer's evaluation about contents in detailed for each presentation time period of contents while including internal/physiological reactions that hardly appear in expressions or actions of a viewer, in particular, to frequently and continuously obtain and analyze evaluations of a number of viewers, and to surely obtain an index for continuously modifying contents or index for subsequent content production. SOLUTION: Simultaneously with content reproduction, the reaction of a viewer is measured by a reaction value input unit 61, and the evaluation of content of the viewer is calculated as a recognition evaluation value by a recognition evaluation value calculating unit 63. Information about the recognized evaluation value, content identification information that is information specifying reproduced contents, and transmission source identification information that is information specifying the reproducing device or the viewer, are transmitted to a tabulation center. SOLUTION: A video image of a user X being a communication opposite party is superimposed on a video image 202 of contents during reproduction at a lower right part of the video image 202 as a slave image 201 on a display apparatus 41 of a communications apparatus 1-1. When the communication apparatus 1-1 analyzes that a user A has become emotionally cooler on the contents during reproduction, on the basis of it that the attitude of the user A is tilted backward from a reference attitude, the communication apparatus 1-1 controls the transparence of a slave image 201B to be lower than a displayed slave image 201, as shown in the slave image 201B, that is, controls the video image of the user A to be displayed more densely and a sound volume of the voice of the user X to be louder. PROBLEM TO BE SOLVED: To enable speakers at remote places to view the same contents and to indicate an arbitrary position on a video image of the contents. SOLUTION: If users A and B each move fingertips etc. so that the own fingertips may indicate the position on the video image desired to be pointed while watching the contents displayed on a display and a video image of themselves of a cross fade scheme, a motion vector is detected, a predetermined region including the detected position is segmented and α-blended on the video image of the content as a pointer 94 of the user A and a pointer 95 of the user B. To correlate the two pointers segmented from one video image 91 to the users A, B, for example, different cyber-codes (two-dimensional codes) 101 are attached on the fingertips of the users A, B, respectively. PROBLEM TO BE SOLVED: To provide a motion delivery system for transmitting a motion information etc. by strength according to subjectivity of a transmitting person and a receiving person. SOLUTION: A transmitting person inputs a motion information by a motion such as shaking a cellular phone 2, and transmits the information to the cellular phone 3 of a receiving person. The receiving person receives the motion information, and shakes the cellular phone 3 using the information to sense the motion inputted by the transmitting person. On this occasion, the transmitting person shakes the cellular phone 2 with his feeling beforehand, and makes the cellular phone 2 memorize the amount of each vibration as a motion strength determination table. On the other hand, the receiving person shakes the cellular phone 3 with various kinds of strengths, and makes the cellular phone 3 memorize the amount of vibration sensed by him/her. The difference is adjusted using the memorized values between subjectivity of strength for shaking the cellular phone 2 by the transmitting person and subjectivity of strength for shaking the cellular phone 3 by the receiving person. PROBLEM TO BE SOLVED: To support driving of a driver by detecting a psychological state of the driver before the driving and making the driver recognize the state, and to provide a psychology deciding technique easy to be used for a general purpose of an existing vehicle. SOLUTION: This device is provided with a means for registering an operation time constant when operating a vehicle, and the psychological state for determining a display/sound output is decided by counting an operation time of the actual driver for the vehicle and comparing the operation time with the operation time constant. For instance, when time till the input of speed after recognition that the driver is seated by an input from a driver seat door switch is smaller than the set operation time constant, the driver is decided to be in an impatient state. PROBLEM TO BE SOLVED: To provide the method and system for intention communication which facilitate intention communication among multilanguages. SOLUTION: On a transmission side, intention communication contents expressed in a language characteristic of the transmission side are inputted to a language input device 22. The inputted language is converted by an automatic translator 24 into code information expression as a document structure which is common to more than one languages. On a reception side, the intention communication contents from the transmission side which are transmitted as the said code information from an information medium 2 are converted into a language characteristic of the reception side by an automatic translator 25 which converts the document structure into the reception side language. Therefore, language data communicating the information medium is the sentence structure, so when intention is communication between the multilanguages, one language and the sentence structure are only made to correspond to each other and the translation is made easy.

PURPOSE:To provide a complementary compound semiconductor device which can be manufactured by one time of epitaxial growth process and does not incur the increase of manufacture process. CONSTITUTION:This device comprises a p-type field effect transistor, which consists of a first GaInAs layer 12 made on a semiconductor substrate and an InP layer 14 and in which a p-type conductive region 24 is made in the first GaInAs layer 14 and the InP layer 14 functions as an insulating layer, and an n-type field effect transistor, which consists of a second GaInAs layer 16 made on the InP layer 14 and an AlInAs layer 18 and in which an n-type conductive layer 28 is made in the second GaInAs layer 16 and the AlInAs layer 18 functions as an insulating layer.

PURPOSE:To obtain an excellent surface stabilizing effect, and to a fine thin film without a pin hole and increase productivity, by making a thin film on a III-V compound semiconductor substrate out of a sulfur-containing organic compound having long-chain hydrocarbon radicals, and forming a metal layer the thin film. CONSTITUTION:A sulfer-containing organic compound having long-chain hydrocarbon radicals is a thiol compound, is a carboxylic compound represented by one of equations I, II, and III, is a carboxylic acid ester represented by one of equations IV, V, and VI, is a sulfide compound R-S-R, and a disulfide compound R-S-S-R. A thin film is made out of a compound on the surface of a III-V compound semiconductor substrate by dipping the substrate in a solution of a sulfur-containing organic compound having long-chain hydrocarbon radicals, and a film of a metal layer is formed on this thin film after that. Incidentally, the metallic layer is usually formed by an vacuum evaporation method, etc.
