Abstract: 자기 메모리 소자 및 그 제조방법에 관해 개시되어 있다. 개시된 본 발명은 스위칭 소자와 이에 연결된 MTJ셀을 구비하고 상기 MTJ 셀이 비트라인 아래에 구비된 자기 메모리 소자에 있어서, 상기 MTJ셀은 상기 스위칭 소자에 연결된 하부전극 및 상기 하부전극 상에 순차적으로 적층된 하부 자성층, 불소 함유 터널링막, 상부 자성층 및 캡핑층을 포함하되, 상기 불소 함유 터널링막에서 불소는 표층에 분포된 것을 특징으로 하는 자기 메모리 소자를 제공하고, 그 제조 방법을 제공한다. 또한, 상기 제조 방법에 사용된 플라즈마 반응챔버를 제공한다.
