    Abstract: 1277501 Semi-conductor devices GENERAL ELECTRIC CO 2 Sept 1969 [18 Sept 1968] 43426/69 Heading H1K A variable capacity diode is manufactured in a P(N)-type layer 11 on a P+(N+)-type substrate 10 by epitaxial deposition, through an aperture in a passivating layer 12 of a layer 14 heavily doped with N(P)-type impurities partially compensated by P(N)-type impurities. The P(N)-type impurities in the layer 14 have a higher diffusion rate than the majority N(P)- type impurities, so that a heating stage during or subsequent to the deposition process causes P(N)-type impurities to preferentially diffuse into the layer 11 producing a P+(N+)-type region 15 defining a hyper-abrupt junction with the layer 14. The layer 11 is preferably itself formed epitaxially. In the form shown the substrate 10 and layer 11 are of Si containing B, Al, Ga or In and the layer 14 contains As or Sb partially compensated with B or Ga. If the conductivity types are reversed the layer 14 may contain Ga or B partially compensated with P. Growth of the layer 14 may be from an atmosphere of iodine containing Si or by hydrogen reduction of SiCl 4 . The passivating layer 12 may be of silicon oxide, nitride or oxynitride or a glass containing silicon, oxygen and nitrogen.

    Abstract: 1278614 Crease proofing cellulosic fabrics BADISCHE ANILIN- & SODA-FABRIK AG 23 Oct 1969 [24 Oct 1968] 51898/69 Heading D1P Textile materials containing natural or regenerated cellulose are crease-proofed and softened by impregnation with a compound of the formula wherein R 1 and R 6 are each H or C 1-8 alkyl, R 2 is C 1-18 alkyl, R 3 is H or -CHR 4 R 5 and R 4 and R 5 are each C 1-8 alkyl, together with an acidic (or potentially acidic) catalyst, the wet or dry impregnated material being caused to react with the compound with formation of acetal bonds. This reaction may be effected immediately or after long storage, and the material may be made up and/or shaped whilst in the impregnated, unreacted condition. A pick-up of 1-15% of the compound o.w.f. is specified, with reaction temperatures of up to 200‹C. The catalyst may be applied with or after impregnation with the compound. Conventional finishing agents, softeners, levelling and wetting agents (many specified) may be used additionally. In examples the following are used: crease-proofing agents; N 1 - methylol - N 3 - methyl (or propyl) - 4 - methoxy - 5, 5 - dimethylpropylenurea, N 1 - methoxymethyl - N 3 - methyl - 4 - methoxy - 5, 5 - dimethylpropylenurea, N 1 - methylol - N 3 - methyl (or ethyl) - 4 - hydroxy - 5 - ethyl - 5 - propylpropylenurea and N 1 - methoxymethyl - N 3 - stearyl (or n - decyl) - 4 - methoxy - 5, 5 - dimethylpropylenurea; other treating agents; a copolymer of ethyl acrylate, acrylic acid and methacrylic acid or of n-butyl acrylate, butanediol diacrylate, N - methylol arcylamide and acrylamide, an adduct of isooctyl phenol and ethylene oxide (ratio 1:7 by wt.) and an o-silicic acid ester of a long chain acid; catalysts; MgCl 2 .6H 2 O, Zn(NO 3 ) 2 .6H 2 O, H 2 SO 4 , HCl or an i.p.a. soln. of HCOOH and HCl. Many other catalysts and propylenureas are mentioned.
