Abstract: PROBLEM TO BE SOLVED: To enable operation at an ultra-high bit rate by applying the constitution that a nonlinear structural body formed out of a quantum well defining a boundary with a confined layer, and a large-sized layer operates as a dilution and re-coupling tank for a carrier removed with the structural body. SOLUTION: Regarding an optical element including a plate of semiconductor material forming a series of layers with impurities added, and allowing the transmission of a light radiation through the layers during operation, an InP layers 1 and 3, and an InGaAs layer 2 form a structural body for giving the non-linearity of an exciton. Furthermore, an InGaAsP layer 4 operates as a dilution and re-coupling tank, and the InGaAs layer 2 and the InGaAsP layer 4 form different sizes of quantum wells. The InP layers 1 and 3 form a confined layer. The structural bodies (layers 1 to 3) for giving the non-linearity of the excition are arranged geometrically near the InGaAsP layer 4 having a larger size.
