PROBLEM TO BE SOLVED: To provide a protective film and an inter-layer insulating film which are superior in transparency, and heat resistance, and have high adhesion to an ITO substrate and high crack resistance, and to provide a radiation-sensitive composition with full resolution.SOLUTION: The present invention is for the radiation-sensitive composition containing [A] a siloxane polymer, [B] a low molecule silane compound, and [C] a radiation-sensitive acid generator or a radiation-sensitive base generator. It is desirable that [A] the siloxane polymer be hydrolysis condensate of a hydrolyzable silane compound. It is preferable that [D] a dehydrating agent be contained further. The first layer contains polyorganosiloxane (A) and a metal oxide particle (B), the second layer contains polyorganosiloxane (C), and the antireflection film contains an organic substance. A transmittance of a stacked body of the glass substrate, the first layer and the second layer is 82% or less at a wave length of 340 nm.
