A printed circuit board of six planar layers has the layers separated by a dielectric of epoxy glass. The two central layer planes form a ground plane and a voltage plane. The two external planes and the internal planes involve series of microstrip signal lines of specially calculated widths and dielectric separations to provide an essentially 100 ohm characteristic impedance for the signal lines in reference to the ground and voltage planes.
Abstract:
An exposed die overmolded flip chip package includes a substrate. A die is flip chip mounted to an upper surface of the substrate. The package further includes a mold cap filling a space between an active surface of the die and the upper surface of the substrate. The mold cap includes a principal surface, sidewalls extending from the upper surface of the substrate to the principal surface, an annular surface coplanar with the inactive surface of the die and extending outward from a peripheral edge of the inactive surface of the die, and protruding surfaces extending between the principal surface and the annular surface. The mold cap does not cover the inactive surface of the die such that heat transfer from the die to the ambient environment is maximized and the package thickness is minimized.

An integrated circuit package which may have a thermally conductive tape that attaches a thermal element to a package housing. The housing encloses an integrated circuit that is mounted to a substrate. The thermally conductive tape may be configured to conform with any warpage in the package and prevent the creation of air void in the housing/thermal element interface.
Abstract:
An integrated circuit package which has an integrated circuit mounted to a substrate. The package includes a plurality of bond wires that couple bond pads of the integrated circuit to corresponding bond pads of the substrate. The bond wires may have an essentially uniform bond wire density about an entire outer perimeter of the integrated circuit including the corners of the circuit. The integrated circuit and bond wires are enclosed by an injected molded plastic housing. It is believed that the bond wires located at the corners impede the flow of the injected plastic and reduce the amount of wire sweep in the package from packages in the prior art. Additionally, the essentially uniform bond wire density may create a uniform fluidic resistance to the injected plastic. The uniform resistance also reduces the amount of wire sweep from packages in the prior art. The bond wires located at the corners may be dummy wires that are not electrically connected to the integrated circuit.
Abstract:
An integrated circuit package. The package includes a substrate which has a first surface, a second opposite surface and four corners. Each corner has a conductive plane and at least one via. The vias connect the conductive planes of the first surface with corresponding conductive planes located on the second surface of the substrate. An integrated circuit is mounted to the first surface of the substrate and enclosed by plastic. Solder balls are attached to the conductive planes and a number of individual solder pads located on the second surface of the package. The contacts are connected to a printed circuit board. A lid is attached to the conductive planes at the four corners of the substrate. Some of the heat generated by the integrated circuit conducts through the substrate and into the printed circuit board. Some of the heat within the substrate conducts into the lid through the conductive planes located at the corners of the package. The present invention thus provides two thermal paths, the printed circuit board and the lid, from the substrate of a plastic integrated circuit package.

A ball grid array (BGA) integrated circuit package which has a plurality of vias connected to a plurality of solder pads located on a bottom surface of a package substrate. Each via has a portion located within a solder pad to increase the routing space of the substrate, and a portion located outside the solder pad to allow outgassing from the via. The bottom surface also has a solder mask which covers the vias and contains a number of holes that expose the solder pads. The holes allow solder balls to be attached to the solder pads. The solder balls can be reflowed to attach the package to a printed circuit board.

A ball grid array (BGA) integrated circuit package which has a plurality of vias located within the solder pads of a package substrate. The substrate supports an integrated circuit which is connected to the solder pads by the vias. Solder balls used to solder the package to an external printed circuit board are attached to the solder pads of the substrate. A solder mask plug is formed within the vias to prevent the solder balls from wicking into the vias. Locating the vias within the solder pads optimizes the routing space of the substrate and increases the routing density of the package.

A multilayer printed circuit board for TTL logic components provides an approximate 100 ohm characteristic impedance between external microstrip signal lines and internal ground and voltage planes. The addition of two internal microstrip signal plane lines permits a much greater interconnectability capability and also saves a large percentage of spatial area for component mounting while still maintaining the 100 ohm impedance characteristic.

A ball grid array (BGA) integrated circuit package which has an outer two-dimensional array of solder balls and a center two-dimensional array of solder balls located on a bottom surface of a package substrate. The solder balls are typically reflowed to mount the package to a printed circuit board. Mounted to an opposite surface of the substrate is an integrated circuit that is electrically coupled to the solder balls by internal routing within the package. The outer array of solder balls are located the dimensional profile of the integrated circuit to reduce solder stresses induced by the differential thermal expansion between the integrated circuit and the substrate. The center solder balls are typically routed directly to ground and power pads of the package to provide a direct thermal and electrical path from the integrated circuit to the printed circuit board.

Methods and related computer program products, systems, and devices for providing intelligent feedback to a user based on audio input associated with a user reading a passage are disclosed. The method can include assessing a level of fluency of a user's reading of the sequence of words using speech recognition technology to compare the audio input with an expected sequence of words and providing feedback to the user related to the level of fluency for a word.
