Abstract:
A base layer interposed between an n-type GaAs collector layer and an n-type AlGaAs emitter layer is composed of a p-type InAlGaAs. From a collector/base interface to an emitter/base interface, an InAs composition of the base layer is decreased and a concentration of carbon as a p-type impurity thereof is increased so as to obtain a built-in internal field intensity in the base layer by a cooperative effect of the graded-bandgap and the impurity concentration gradient, thus reducing a base transit time of electrons. The base layer is fabricated according to MOMBE using TMG as a gallium source, controlling the InAs composition, so that a desired carbon concentration gradient is automatically formed. Thereby, a high performance heterojunction bipolar transistor with an increased built-in internal field intensity in the base layer is obtained.

Ethyl acetate is produced in good yield by reacting ethylene with acetic acid in the presence of a catalyst comprising a tungstophosphoric acid of which 10-90% of the total amount of proton is replaced with a member selected from the group consisting of (a) cesium metal cation, (b) a combination of cesium metal cation and at least one cation selected from alkali metal cations other than cesium cation, and (c) a combination of cesium metal cation and at least one cation of iron group metal cations.

Changes in the formation of crystal surface roughness are monitored by making a laser beam incident on the surface of a growing crystal and detecting a reflected laser beam diffracted at the surface of the growing crystal, at a position standing apart from the optical axis of mirror face reflected light of the incident laser beam. A crystal growth equipment making use of this method is also disclosed.

A negative electrode of a lithium secondary battery has a negative electrode active material including at least one element of silicon and tin. Capacities of the positive electrode and the negative electrode of the lithium secondary battery are set as follows. In a completely charged state of the lithium secondary battery charged by a predetermined charging method, the positive electrode active material and the negative electrode active material are in a first partially charged state, respectively. In a completely discharged state of the lithium secondary battery discharged by a predetermined discharging method, the negative electrode active material is in a second partially charged state.

The present invention relates to a resin composition comprising a polyvinyl alcohol resin (A) having a 1,2-diol structural unit represented by the following general formula (1), a styrene-based thermoplastic elastomer (B), and a polyamide graft block copolymer (C) containing a polymer block of an aromatic vinyl compound and a polymer block of an olefinic compound in a main chain and having a graft chain composed of a polyamide: wherein each of R1, R2, and R3 independently represents a hydrogen atom or an organic group, X represents a single bond or a linking chain, and each of R4, R5, and R6 independently represents a hydrogen atom or an organic group.

Disclosed is a polyvinyl alcohol resin composition capable of providing a melt-molded article with superior gas barrier properties and flex crack resistance. The resin composition comprises (A) a PVA resin having 1,2-diol unit in side chain thereof; and (B) a mixture of block copolymers each having an aromatic vinyl polymer block, and a conjugated diene polymer block and/or hydrogenated thereof, wherein the (B) mixture of block copolymers includes (B1) a block copolymer having no carboxyl group and (B2) a block copolymer modified with a carboxyl group-containing compound.

A non-aqueous electrolyte secondary battery having a high negative electrode energy density, good safety and high discharge characteristics is provided without damaging manufacturing facilities. The non-aqueous electrolyte secondary battery includes a positive electrode, a negative electrode, a porous heat-resistant layer interposed between the positive electrode and the negative electrode, and a non-aqueous electrolyte. The negative electrode comprises a negative electrode current collector and a negative electrode mixture layer on a surface of the negative electrode current collector, and the negative electrode mixture layer has an active material density of 1.5 g/ml to 1.8 g/ml. The porous heat-resistant layer is carried on the negative electrode, and the porous heat-resistant layer comprises magnesium oxide particles having a mean particle size of 0.5 μm to 2 μm.

A lithium secondary battery having enhanced safety, which includes an electrode group, a non-aqueous electrolyte and a battery can for housing them. The electrode group includes: a positive electrode having a strip-shaped positive electrode current collector and a material mixture layer carried thereon; a negative electrode having a strip-shaped negative electrode current collector and a material mixture layer carried thereon; a separator; and a porous heat resistant layer. The positive and negative electrodes are spirally wound with the separator and the porous heat resistant layer interposed therebetween. An outermost surface of the electrode group includes an exposed portion of either of the positive and negative electrode current collectors. The exposed portion faces an inner surface of the battery can with the separator interposed therebetween, and has opposite polarity to that of the battery can.

A back light unit includes a light guide plate having a rectangle shape with first and second edges and a light source having a light element to emit light to a first edge of the light guide plate. The light guide plate emits the incident light from the light source to a liquid crystal display panel as a flat light source. An elastic frame is integrally formed with first and second frame elements in a rectangle shape so as to surround the light guide plate. The light source includes a metal frame clipped by a clip shape implemented provided in the first frame element. The first edge facing the second edge of the light guide plate is fitted to the metal frame. The second edge of the light guide plate is fitted to a second frame element having a clip portion for clipping the light guide plate.
