PURPOSE: A GaN thin film structure, a manufacturing method thereof and a semiconductor device including the same are provided to reduce a manufacturing process by forming an electrode layer and a reflective film together on the lower part of an GaN thin film. CONSTITUTION: Two support members(102a,102b) are formed on a substrate(101). A first buffer layer(103) is formed on the two support members. An electrode layer(104) is formed on the first buffer layer. A second buffer layer(105) is formed on the electrode layer. A GaN thin film layer(106) is formed on the second buffer layer.

PURPOSE: A method and apparatus for supporting time division duplex in communication system are provided to change the rate of an uplink subframe and a down link subframe according to a system status by dynamically using a part of subframes as either an up link or a down link. CONSTITUTION: Up link data transmitted from a second transceiver is received in an nth(n-th) subframe of a first frame. Downlink data is transmitted to a second transceiver from an nth subframe of a second frame after the first frame. The nth subframe can be selectively used as either an uplink time interval or a down link time interval. The nth subframe of the second frame is activated as the down link time interval among time intervals which can be selectively used.

PURPOSE: A terminal and a power controlling method for random access are provided to efficiently perform power control in case a terminal performs random access when a DAS(Distributed Antenna System) is constructed based on an LTE-A system. CONSTITUTION: A receiving unit receives system information from a base station. The system information includes antenna reference transmission power information for transmitting random access preamble. A power control controlling unit(1390) controls the random access preamble transmission power by using the received antenna reference transmission power information. A transmitting unit transmits the random access preamble. The antenna reference transmission power information is channel state reference signal pattern information or a power control parameter generated based on an antenna.

PURPOSE: A terahertz oscillator and a manufacturing method of an electron emission source are provided to make a bent cathode in the electron emission source, thereby focusing emitted electron beam from the electron emission source in a sheet beam form. CONSTITUTION: An electron emission source(15) is formed on a first insulating layer(120). The electron emission source includes a cathode in order to emit an electron beam. An anode(16) is successively arranged on the first insulating layer along the emission direction of the electron beam. An oscillator circuit(17) converts the energy of the electron beam into the energy of an electromagnetic wave. A collector(18) collects the electron beam. An output unit(19) emits the electromagnetic wave created in the oscillator circuit to the outside. The cathode includes a first curvature part which is bent in the vertical direction of the first insulating layer. An electron emissive material layer is formed inside of the first curvature part.

CONSTITUTION: A mapper(204) maps a plurality of code words on a plurality of layers. A serial/parallel converting device(203) partitions one inputted codeword in parallel. The serial/parallel converting device maps the code words on two layers. A precoder(212) maps the code word on each antenna by a layer. A power assignment controller(213) makes power assigned to each layer equal.

PURPOSE: A device and a method thereof are provided to reduce reception complexity by improving a HARQ retransmission restriction condition. CONSTITUTION: A resource allocation information(810,850) is detected from an anchor CC. A terminal transmits a NACK to a base station when resource allocation information(815,835) is not detected in a non-anchor CC. The terminal searches the retransmission of the resource allocation information during a searching time period(820,860). A searching space is applied during a searching process when the searching time period is overlapped.

CONSTITUTION: A controller determines the position of a carrier to which control information is transmitted, and a control channel transmission resource processing module(71) generates control channel resource information including the position of the carrier and transmits the control channel information to each terminal. A control channel transmission resource reception module notifies the position of the carrier based on scheduling information(703).
