Abstract: Semiconductor packages are provided to prevent a chip, such as a central processing unit (CPU) chip, from being degraded due to hot spot heat generated during the operation of the chip and absorbs thermomechanical stresses in interfaces between the chip, a thermal interface material (TIM) and a lid. The chip is electrically connected, e.g., flip-chip bonded, to a package substrate. The lid is thermally connected to and disposed over a back surface of the chip with the TIM interposed therebetween. A heat dissipation means adjacent the TIM is also located between the lid and the chip to prevent the hot spot effect.

Abstract: PURPOSE: A PGA package using a flip chip technique is provided to improve the thermal emission efficiency by inserting a TIM(Thermal Interface Material) between a package lid and a semiconductor chip. CONSTITUTION: A multitude of bump(230) is formed on a semiconductor chip(210). The semiconductor chip(210) is mounted on an upper face of a circuit board(230). Pins(240) connected with the bump(230) are formed on a lower face of the circuit board(230). A package lid(250) is formed with a multitude of barrier rib, a flat plate, and a stud. The barrier ribs are formed vertically to the upper face of the circuit board(230). The flat plate through the barrier ribs is formed apart from the circuit board(230). The stud is projected from the flat plate. A heat-sink(270) is combined with the stud of the package lid(250). A TIM(260) is inserted between the package lid(250) and the semiconductor chip(210). Wrinkles of a concentric circle shape are formed on a center portion(282) of the flat plate corresponding to the semiconductor chip(210).
