Abstract: Provided is a pattern formation method of a semiconductor device using a self-aligned double patterning (SADP) process. The pattern formation method includes forming a mask layer on a substrate where a first region and a second region are defined, forming first patterns and second patterns on the mask layer, allowing the first patterns to be located on the first region and the second patterns to be located on the second region, allowing the a distance between the first patterns to be a first gap and a distance between the second patterns to be a second gap, forming a spacer layer on the first and the second patterns, allowing the spacer layer to conformally fill a space between the second patterns along the first patterns, removing a part of the spacer, removing the first patterns and the second patterns, using the remaining spacer as a mask, and forming a pattern on the substrate.
