Abstract: 웨이퍼 일면에 질화막을 성장시키고, 상기 웨이퍼 다른 일면과 상기 웨이퍼에 대항하는 상기 질화막의 일면에 제1산화막을 성장시킨 후, 상기 질화막에 대항하는 상기 제1산화막의 일면에 포토레지스트층을 도포한다. 이어서, 상기 제1산화막 일면에 도포된 상기 포토레지스트층을 패터닝하여 개구부를 형성하고, 상기 개구부를 통하여 노출된 상기 제1산화막의 부분을 식각한 뒤, 상기 제1산화막 일면에 도포된 상기 포토레지스트층을 제거한 후 불순물을 주입하고, 불순물이 주입된 상기 웨이퍼에서 상기 제1산화막을 제거한 후 확산시켜 반도체의 매몰층을 제조하는 방법은, 질화막을 이용하여 웨이퍼 패턴의 오염을 방지하여 높은 수율을 얻을 수 있으며, 포토레지스트 가스의 직접 흡입으로 인한 안전사고 및 환경오염을 방지할 수 있으며, 웨이퍼 이송 및 시스템 불안정으로 인한 웨이퍼 분쇄를 막을 수 있고, 또한, 타설비의 불량을 일으키는 웨이퍼 에지의 오염을 방지할 수 있다.

Abstract: An apparatus and a method for controlling a flash memory are provided to update control information of the flash memory stored in a nonvolatile memory whenever the kind of the flash memory is changed, and to perform a control operation by using the updated control information. A flash memory(300) stores its own control information. A first memory(240) stores a programming code to control the flash memory. A control part(220) generates a control code to control the flash memory by substituting the control information for the programming code. A transceiver part(260) transmits the control code. The control information includes at least one of the number of dies, the number of planes per die, the number of blocks, the size of a page, the number of pages per block, the number of sectors per page, the position of a bad mark, supporting of a cache operation and supporting of a copy back operation.

Abstract: A nonvolatile memory, an apparatus and a method for deciding data validity of the same are provided to judge validity of incomplete data generated due to abrupt power interruption in the nonvolatile memory. In a nonvolatile memory, which stores data in a number of pages included in a block according to a voltage applied to a memory cell, the block includes a first page(410) and a second page(420). The first page includes a first data region(411) where data written by a user is stored. The second page includes a second data region(421) where data written by the user is stored. The second page is written with count information of counting states indicated by bit pairs in the same position in the first data region and the second data region.
