Abstract: 인쇄회로기판의 일면에 솔더 볼이 어태치될 수 있도록 볼 랜드가 구비되고, 리플로우 공정시 솔더 볼이 볼 랜드에 융착됨으로써, 입출력 단자의 기능을 수행하는 멀티 스택 패키지에 있어서, 열 팽창 계수의 차이로 인하여 휨(warpage)이 발생하고, 휨은 솔더 볼과 볼 랜드의 접합 불량(Non-wet)을 야기한다. 이러한 접합 불량을 비접촉식으로 검사하는 검사 장비의 개발이 요구된다. 이를 위하여, 버티컬 조명부가 측정 대상물에 대하여 동축 방향에서 수직 조명을 공급하고, 버티컬 영상부가 수직 영상을 획득함으로써, 솔더 볼의 형상이나 크기 혹은 위치 정보를 2차원적으로 판단할 수 있다. 또한, 틸팅 조명부가 측정 대상물에 대하여 이축 방향에서 측면 조명을 공급하고, 틸팅 영상부가 측면 영상을 획득함으로써, 솔더 볼과 볼 랜드의 접촉 정보를 3차원적으로 판단할 수 있다. 특히, 틸팅 영상부는 컬러 카메라의 색 정보를 이용함으로써, 검사의 정확성과 수율을 획기적으로 개선할 수 있다.
