Abstract: UV 나노임프린트 리소그라피용 몰드 및 UV 나노 임프린트 리소그라피용 몰드 제조를 위한 적층구조물이 개시된다. 본 발명에 따른 UV 나노임프린트 리소그라피용 몰드는 투명기판, 투명기판 상에 형성된 광을 투과시키는 전도성 물질로 이루어진 방전층, 방전층 상에 형성된 광을 투과시키고 방전층의 손상을 방지하는 보호층, 보호층 상에 형성된 패터닝된 실리콘층을 구비한다. 본 발명에 따르면, 방전층을 보호하는 산화실리콘층이 방전층 상에 형성되어 있어 피라나 용액으로 표면처리시에 방전층이 손상되지 않는다. 또한, 본 발명에 따른 UV 나노임프린트 리소그라피용 몰드는 한 번의 식각공정으로 간단하게 형성되므로 제조비용을 절감할 수 있고, 큰 종횡비(aspect ratio)를 가지므로 설계대로 명확하게 패터닝을 할 수 있게 된다.

Abstract: A mold for uv nano-imprint lithography and a laminated structure for thereof are provided to prevent the damage of a discharge layer in surface treatment with a piranha solution by forming the discharge layer with an oxide silicon layer. A discharge layer(520) is made of a conductive material transmitting a light formed on the transparent substrate(510). A protective layer transmits the light formed on the discharge layer and prevents the damage of the protective layer. A silicon layer(540) is formed on the protective layer. An electronic beam resist layer(550) is formed on the silicon layer, and while being made of the HSQ(hydrogen silsesquioxane).
