In general formula (I), X is a group containing a boronic acid ester structure, and a plurality of Xs may be identical or different; L represents a single bond or a divalent linking group, and a plurality of Ls may be identical or different; n represents an integer of 2 or more; when n is 2, Z represents a single bond or a divalent group, and when n is 3 or more, Z represents a group having a valence of n, provided that L and Z are not simultaneously single bonds when n is 2.

Provided is a kit including a curable composition for imprinting, and a composition for forming an underlayer film for imprinting, in which the composition for forming an underlayer film for imprinting contains a polymer having a polymerizable functional group, and a compound in which the lower one of a boiling point and a thermal decomposition temperature is 480° C. or higher and ΔHSP, which is a Hansen solubility parameter distance from a component with the highest content contained in the curable composition for imprinting, is 2.5 or less. Furthermore, the present invention relates to a composition for forming an underlayer film for imprinting, a pattern forming method, and a method for manufacturing a semiconductor device, which are related to the kit.

A composition for forming an underlayer film for imprints includes a polyfunctional (meth)acrylate that includes at least one aromatic ring or aromatic heterocyclic ring and has a viscosity of 11 to 600 mPa·s at 23° C. and a molecular weight of 200 or more, and a solvent.

In Formula (I), R represents a specific substituent, and each of EWG1 and EWG2 represents an electron-withdrawing group. EWG1 and EWG2 may form a ring by being bonded to each other. Here, there is no such case where EWG1 and EWG2 become the following group by being bonded to each other and form a ring by being bonded to a carbon atom substituted with R. Each of Rx and Ry represents a hydrogen atom or a substituent. * represents a position of bonding to a carbon atom substituted with R.
