PURPOSE: A semiconductor device and manufacturing method thereof are provided to apply different stress to each channel area of each transistor by poly silicon, thereby increasing the performance of the semiconductor device. CONSTITUTION: A first gate structure comprises a first gate oxide film pattern(102a), a first poly silicon pattern, and a first hard mask pattern on a substrate on a first area with tensile stress. N type impurity areas are placed under both substrates of the first gate structure. A second gate structure comprises a second gate oxide film pattern(102b), a second poly silicon pattern, and a second hard mask pattern(112b) on a substrate on a second area with compressive stress. P type impurity regions are placed under both substrates of the second gate structure.

An apparatus for supporting a LBS(Location Based Service) to a terminal in an idle mode or a sleep mode in a broadband wireless communication system is provided to prevent time delay of the LBS due to driving a location calculation module. A terminal(110) transmits a mode request(MOB SLP-REQ) message to a base station(101). The base station sends the sleep mode response(MOB SLP-RSP) message to the terminal(103). The terminal enters a sleep mode(105). The base station sends the traffic indication(MOB TRF-IND) message(107). The base station sends the traffic indication message informing the beginning of the location based service(109). The terminal confirms the beginning of the location based service. The terminal operates the location output module(111).

An apparatus and a method for processing recording contents for personal customization are provided to perform variable speed reproduction according to a reproduction mode of a trained user, thereby providing customized contents to the user. A recording contents processing apparatus receives contents of an encoded broadcast stream type based on MPEG(410). The recording contents processing apparatus extracts EPG and meta data from the contents of the received broadcast contents(420). The recording contents processing apparatus generates user interactive information by analyzing a user watching type by using EPG information and watching type preference(450). The recording contents processing apparatus analyzes video/audio streams and metadata according to a stream analyzing command based on the user interactive information(460). When meta data exists(430), the recording contents processing apparatus matches the analyzed meta data with the user interactive information to generate reproduction control information(440). The recording contents processing apparatus generates the reproduction control information according to a taste of the user by using the analyzed information of the video/audio streams and the user interactive information(470). The recording contents processing apparatus divides broadcast contents and reproduction control information and stores the broadcast contents and reproduction control information in a storage medium(480).

본 발명은 비휘발성 데이터 저장장치 내의 데이터 유닛에 기록 시간을 나타내는 에이지 값을 저장함으로써 정적 데이터 영역을 검출하여 마모도 평준화의 효과를 높이는 마모도 평준화 방법 및 그 장치에 관한 것으로서, 데이터를 기록하기 위하여 할당되는 유닛에 기록 시간을 나타내는 에이지(age) 값을 저장하는 단계와 유닛에 저장된 에이지 값을 판독하는 단계와 판독된 에이지 값을 통하여 정적 데이터 영역을 판단하는 단계를 포함함으로써, 추가적인 오버헤드 없이 정확한 정적 데이터 영역을 검출하고, 이를 이동하여 저장장치 전체의 마모도 평준화의 효과를 높이고 저장장치의 수명을 연장할 수 있다.

A receiver of WIBRO(Wireless Broadband) systems and a method for processing ARQ blocks thereof are provided to manage effectively fuzzy timer by reducing the generation of useless fuzzy timers in a reception window. At least one or more ARQ(Automatic Repeat Request) block groups are generated by grouping ARQ blocks having successive BSNs(Block Sequence Number) among ARQ blocks, which are received through a frame in an ARQ reception window(503). It is determined whether or not the ARQ block groups are merged in a group list that the received ARQ groups are aligned(504). A fuzzy timer, which is set at a first ARQ group of the largest ARQ block group, is generated(505). When a time of the fuzzy timer is over, a start point of the reception window is slid up to a next ARQ block of the last ARQ block of the generated ARQ block groups(506). Then, an SDU(Service Data Unit) is generated from the ARQ block groups out of the reception window and the generated SDU is transmitted to an upper layer.

A method for editing an image, generating an editing image, and storing an edited image of a portable display device and an apparatus thereof are provided to generate input contents of a user, using a vector graphic format and to carry out an editing work, using the generated vector graphic component to edit the image freely. An original image to be edited is inputted(210). A vector graphic component to be added to the original image is inputted(230). The inputted vector graphic component is edited with the original image(240). When inputting the vector graphic component, at least one of the pre-edited and stored vector graphic component, another vector graphic components which is provided from the outside, and the other vector graphic component which is generated from input of a user(231,232,233).

A method for manufacturing a semiconductor device is provided to reduce a leakage current and to improve operation speed and reliability of the semiconductor device by forming a dielectric having an increased nitrogen concentration. A matrix dielectric containing an oxynitride is formed on a substrate(100) through a plasma oxidation process and a plasma nitridation process. The plasma oxidation process is performed by using a reactive gas containing oxygen and hydrogen. The matrix dielectric is processed with a second plasma nitridation process to obtain a dielectric(104) having an increased nitrogen concentration than the matrix dielectric. During the plasma nitridation process for obtaining a uniform distribution of a nitrogen concentration profile with respect to the matrix dielectric according to a depth, bias power is applied to a susceptor which supports the substrate.
