Abstract: 기판에 레지스트도포·현상처리를 행하는 레지스트도포·현상처리는, 기판에 레지스트액을 도포하여 레지스트막을 형성시키는 레지스트도포유니트와, 적어도 도포 후의 기판에 프레베이크(prebake)처리를 실시하는 가열처리유니트와, 노광(露光, exposure)된 레지스트막에 현상처리를 실시하는 현상처리유니트를 구비하고, 가열처리유니트는 가열플레이트(plate)와 가열플레이트의 상방에서 기판을 지지하는 복수의 지지핀을 갖추고, 복수의 지지핀은 기판의 제품에 대응하는 부분 이외를 지지하도록 설치되어 있다. 이에 의해 기판상의 제품에 대응하는 부분에 전사가 발생되는 것을 방지할 수 있고, 또 파티클(particle)의 영향을 보다 억제할 수 있다.

Abstract: PURPOSE: The present invention is intended to prevent the generation of a transcription on a part corresponding to a product on a substrate and to control the effect of a particle. CONSTITUTION: The resist coating and developing apparatus comprises: a resist coating unit(COT) forming a resist film by depositing a resist solution on the substrate; a heating process unit(HP) performing prebake process on the substrate after the deposition; and a developing process unit(24a, 24b, 24c) performing the developing process on the exposed resist film. The heating process unit has a heating plate and a plurality of proximity pins supporting the substrate from upper side of the heating plate, and the plurality of proximity pins are installed to support the region except the part corresponding to the product on the substrate.
