Abstract:
PROBLEM TO BE SOLVED: To provide a radiation-sensitive resin composition which has high transparency for radiations, has excellent resist fundamental physical properties such as sensitivity, resolution, dry etching resistance, and pattern formation, and has high resolution performance and small pattern line edge roughness, to provide a polymer capable of being used for the composition, and to provide a new compound used for synthesizing the polymer. SOLUTION: This radiation-sensitive resin composition comprising an acid-dissociable group-containing resin which is alkali-insoluble or slightly alkali-soluble and becomes easily alkali-soluble by the action of an acid, and a radiation-sensitive acid-generating agent is characterized in that the acid-dissociable group-containing resin contains groups represented by formula (2) at the molecular ends and has a polystyrene-converted weight-average mol.wt. of 2,000 to 100,000 measured by gel permeation chromatography (GPC). PROBLEM TO BE SOLVED: To provide a sulfonyl oxime compound useful as an acid generator sensitive to far-ultraviolet radiation or the like, and to provide a radiation- sensitive resin composition using the same. SOLUTION: This sulfonyloxime compound (may be in the form of its dimmer) is shown by general formula (1) [wherein, R is H, an alkyl or the like; R is an alkyl or the like; X is a halogen atom; Y is R , CO-R (R is H or an alkyl) or the like]. The 2nd objective radiation-sensitive acid generator comprises the same. The last objective positive- or negative-type radiation- sensitive resin composition of chemical amplification type contains the acid generator.

PROBLEM TO BE SOLVED: To provide a coloring composition in which when a dye or lake pigment is used as a colorant, a colored layer having excellent solvent resistance can be formed.SOLUTION: A coloring composition contains (A) colorant that contains at least one selected from a dye and a lake pigment, (B) binder resin, (C) compound having two or more ethylenic unsaturated groups, and (D) photopolymerization initiator represented by the formula (1). PROBLEM TO BE SOLVED: To provide a reliable color filter produced by low temperature curing, and to provide a liquid crystal display element.SOLUTION: The color filter 10 is manufactured by using a color pattern 6 containing dye or the like, a protection film 8 formed of a first radiation-sensitive resin composition having an epoxy group, a spacer 9 formed of a second radiation-sensitive resin composition having an alkali-soluble resin, and an alignment layer 12 formed of a liquid crystal alignment agent containing a polyimide, or a polyamic acid obtained by using a diamine indicated by the expression (DA1). The liquid crystal display element 1 is constituted by using the color filter 10.
