    Abstract: PROBLEM TO BE SOLVED: To provide a radiation-sensitive resin composition which has high transparency for radiations, has excellent resist fundamental physical properties such as sensitivity, resolution, dry etching resistance, and pattern formation, and has high resolution performance and small pattern line edge roughness, to provide a polymer capable of being used for the composition, and to provide a new compound used for synthesizing the polymer. SOLUTION: This radiation-sensitive resin composition comprising an acid-dissociable group-containing resin which is alkali-insoluble or slightly alkali-soluble and becomes easily alkali-soluble by the action of an acid, and a radiation-sensitive acid-generating agent is characterized in that the acid-dissociable group-containing resin contains groups represented by formula (2) at the molecular ends and has a polystyrene-converted weight-average mol.wt. of 2,000 to 100,000 measured by gel permeation chromatography (GPC).
