Abstract: A soldering flux capable of enabling the existence of a flux used in a semiconductor assembling process to be easily discriminated to the naked eye is provided. A soldering flux(150) comprises: rosin; an activator for removing oxides on a metal surface; and IPA(isopropyl alcohol) functioning as a solubilizing agent of the rosin and the activator, wherein predetermined dyes are additionally added to the soldering flux to enable the soldering flux to exhibit a predetermined color when receiving light such that the existence of the soldering flux can be easily discriminated to the naked eye. The dyes are organic dyes. The dyes are fluorescent dyes. The flux is used in a state that the flux is contained in a solder paste.

Abstract: A transparent element and a substrate mounting test method using the same are provided to early detect a defect of a package or a module by judging whether a solder ball is in a non-wet state or voids are formed in underfill resin, by installing the transparent element on a substrate of the package or module. A transparent element(1) includes a transparent element body(2); a ball pad(3) formed on the transparent element body; and a solder ball(4) formed on the ball pad. The ball pad is formed by screen-printing conductive paste on the transparent element body and then soldering the conductive paste. Or, the ball pad is formed by screen printing metal epoxy on the transparent element body and hardening the metal epoxy.

Abstract: 본 발명은 적층 패키지 모듈 제조용 지그 및 이를 이용한 적층 패키지 모듈 제조 방법에 관한 것이다. 본 발명은 제2 적층 패키지의 리플로우 공정에서 제1 적층 패키지의 솔더 볼 재용융에 따른 솔더 볼 접합 불량을 방지하기 위한 것이다. 본 발명에 따른 지그는 개구부 안에 형성된 지그 살과 그 위에 부착된 탄성중합체를 포함한다. 지그 살과 탄성중합체는 적층 패키지를 지지하여 양호한 솔더 볼 접합을 유지할 수 있다. 리플로우 공정에서의 원활한 열 대류를 위하여 지그 살 내부에 구멍을 형성할 수 있고, 탄성중합체는 패키지와 지그 간의 열팽창계수 차이를 보상하고 패키지의 손상을 최소화할 수 있다.
