Abstract: PURPOSE: A fabrication method of a semiconductor device having a pad metal is provided to prevent the pad metal from being opened. CONSTITUTION: To fabricate a semiconductor device, one or more lower conductive layer(32) and an interlayer dielectric layer(36) are formed on a semiconductor substrate(30). A plug conductive layer(34) is formed in the interlayer dielectric layer for covering a bottom conductive layer, and a trench is formed by etching the interlayer dielectric of a probing area for a specific depth. Then, a conductive material layer burying the trench is formed, and a surface is flattened by CMP(Chemical Mechanical Polishing) the conductive material. Moreover, the conductive material having patterned surface is patterned to form the pad metal having a thicker probing area than the other area.
