Abstract: PROBLEM TO BE SOLVED: To provide a method for growing an n-type nitride III-V compound semiconductor which has less crystal defects and good quality. SOLUTION: A MOCVD device 10 for implementing this method has a reaction tube 14 having inside thereof a suscepter 12 holding a substrate W, and two bubblers 20A, 20B housing TMG(trimethylgallium) and diethyl selenium, respectively, and adapted for supplying their respective gases to the reaction tube 14 through a supply line 18 by bubbling with a hydrogen gas. The substrate W is set in the reaction tube 14, and the temperature is raised to 1000 deg.C while ammonium is supplied. In addition, a hydrogen gas is supplied to the bubblers 20A, 20B, thereby introducing the TMG gas and the diethyl selenium gas into the reaction tube 14. A GaN:Se crystal to which a Se atom as an n-type dopant is introduced is epitaxially grown on the substrate W. As a result, a GaN:Se crystal of good quality having less crystal defects is provided.

Abstract: PURPOSE:To improve the recording density and the data transmission rate and to simplify the structure of a system by recording a plurality of bits of digital data in parallel on a recording medium. CONSTITUTION:A recording layer which exhibits a PHB phenomenon and a reflecting layer are provided on a disklike recording medium 6. A selected light having a wavelength lambdas and generated from a laser light source 1 and a gate light having a wavelength lambdag and generated from a laser light source 2 are superposed, the superposed light is reflected by a dichroic mirror 4, and coat at the medium 6 via a lens 5. Fluorescence having a wavelength lambdaf and generated from the medium by the laser emission is condensed by the lens 5, passed through the mirror 4 and an optical filter, and its intensity is obtained as an electric signal by a detector 8. The change of the signal of the medium 6 when the medium 6 is driven by a driving mechanism 10 is synchronously obtained by a system controller 9. The above data recording and reproducing are conducted in parallel for a plurality of data. The controller 9 is coupled to a data bus 11, and the plurality of data are input to and output from the bus 11 in parallel at a predetermined timing.

Abstract: PURPOSE:To prevent light damages and to enhance S/N of reproduction characteristics by executing optical recording while using an inorg. photochromic material added with a rare earth element executing wavelength light emission in a prescribed electron state and executing reading out by the light emission of a prescribed wavelength. CONSTITUTION:A recording layer 2 having the inorg. photochromic material added with the rare earth element is deposited on a base body 1 and a protective film 3 is deposited thereon, by which an optical recording medium 4 is constituted. The light emission of 2nd wavelength light lambda2 is not obtainable with the recording layer 2 by the excitation of 1st wavelength light, lambda1 in the 1st electron state of rare earth ions. The rare earth ions are changed to the 2nd electron state by the photoionization by the irradiation with 3rd wavelength light lambda3. The wavelength light lambda2 is emitted by the excitation of the wavelength light lambda1. The recording of information is executed by the 1st and 2nd electron states with the wavelength light lambda3 as recording light. The reading out of the information is executed by the presence or absence or the magnitude of the emission of the wavelength light lambda2, using the wavelength light lambda1 as the exciting light.

Abstract: PURPOSE:To enable multiple wavelength recording by using an inorganic matrix with rare earth ions dispersed into it for a recording matrix. CONSTITUTION:The optical information recording medium uses the inorganic matrix with rare earth ions dispersed as the recording matrix, and for example, it is composed by laminating plural recording matrices different in the inorganic matrices on a transparent base plate by sputtering or the like method. The rare earth ions exhibit sharp absorption spectra, and the positions of the peaks are slightly shifted by the synthetic methods of the inorganic matrices, the kinds of materials, the kinds of rare earth ions, and the like, thus permitting multiplication of recording to be executed by allowing each piece of information to correspond to each of the absorption spectra.
