Abstract: PURPOSE: A substrate processing apparatus and method are provided to shorten substrate waiting time at a carry module by returning a substrate to the carry module which rapidly can carry among carry modules of a plurality of processing blocks. CONSTITUTION: A multi module comprises a plurality of modules which equally process a substrate. A substrate arrangement part is prepared in the lower side of a module group. A first transmitting means transmits the substrate to each carry module of a plurality of unit blocks. A second transmitting means extracts the substrate from each export module of the plurality of unit blocks and returns the substrate to a backend module and the substrate arrangement part.
