Abstract: 본 발명은 기판상에 소정의 목표 치수의 레지스트 패턴을 형성하는 것을 과제로 한다.
본 발명은, POST 장치의 초기 온도와 레지스트 패턴의 목표 치수를 설정한다 (스텝 S1). 복수의 검사용 웨이퍼에 레지스트 패턴을 형성하고, 그 레지스트 패턴의 치수를 측정한다(스텝 S2∼S4). 치수 측정 결과에 기초하여, POST 장치의 가열 온도와 레지스트 패턴의 치수의 상관을 산출한다(스텝 S5). 레지스트 패턴의 목표 치수에 기초하여, 산출된 상관으로부터, POST 장치의 설정 온도를 산출한다(스텝 S6). 각 POST 장치의 설정 온도를 보정한다(스텝 S7∼S9). 보정된 설정 온도로 가열 처리를 행하여, 웨이퍼상에 목표 치수의 레지스트 패턴을 형성한다(스텝 S10).

Abstract: PURPOSE: A substrate processing method is provided to automatically calculate a set temperature of a heating process and correlation of a dimension of a resist pattern. CONSTITUTION: An initial temperature of a heating process and a target dimension of a resist pattern on a substrate after the heating process are set(S1). A heating process temperature, correlation of a dimension of the resist pattern, and a set temperature of the heating process are automatically calculated(S6). The resist pattern is formed on the substrate(S10). The resist pattern is controlled into the target dimension by heating the substrate at the set temperature.
