Abstract: A semiconductor cleaning system includes deionized water cleaning units for removing particles and chemicals from the wafer surface, and chemical cleaning units for removing organic materials and oxides from the wafer surface. The system is interlocked when chemicals used to clean the surface of a wafer are erroneously supplied to one or more chemical cleaning units of the system. To this end, the semiconductor cleaning system also includes a respective detection unit for detecting the state under which chemicals are being supplied to a chemical cleaning unit, a control unit for determining whether the cleaning system should be interlocked based on data from the detection units, and an alarm unit for providing an alarm in response to a control signal issued from the control unit.

Abstract: PURPOSE: A moving apparatus with a washer is provided to reduce manpower and an interval of work time by prolonging the lifetime of a washer as compared with a conventional washer and by facilitating the replacement of the washer. CONSTITUTION: A screw is prepared. A driving motor rotates the screw. The screw is inserted into the transfer body that performs a straight line motion along the screw by rotation movement of the screw. A washer(280) is fixed to a side of the transfer body so that the transfer body is precisely coupled to the screw. Abstract: PURPOSE: A polishing head of a CMP(chemical-mechanical planarization) machine is provided to prevent a first elastic body and a second elastic body from twisting between a manifold and a carrier and between a plate and a retainer ring. CONSTITUTION: A manifold(10) disperses air into a polishing head by an air hole and a wafer is chucked on a plate(20). The plate is stored in a retaining ring(14). The retaining ring prevents the wafer from deviating from the plate on a polishing process. A second elastic body(24) blocks air leakage and is expanded or shrank in order to smoothly move the plate upward and downward. The second elastic body made from rubber is twisted while rotating. For preventing the second elastic body from twisting, the plate installs a subsidiary ring(32) forming a twist suppressing bar. Also, the retainer ring is deformed to a new ring structure having a groove for the twist suppressing bar due to the subsidiary ring.

Abstract: PURPOSE: A semiconductor wafer polishing apparatus is provided to minimize a damage due to a separation of wafer in transferring and carrying a wafer.
