Abstract: PURPOSE: A deposition apparatus for fabrication of a semiconductor device and method for fabricating a hemispherical particle film using the same is to enhance the uniformity of a hemispherical particle film. CONSTITUTION: A deposition apparatus for fabrication of a semiconductor device comprises: a process chamber(100); a semiconductor substrate installed in the process chamber; an outlet part(140) for extracting a reactant gas from the process chamber; and a gas injecting unit(130,130a) established adjacent in an opposite direction to the outlet part, for injecting the reactant gas into the process chamber. A hemispherical particle film is formed by installing the semiconductor substrate into the process chamber, injecting the reactant gas into the process chamber to form a silicon seed on the semiconductor substrate and growing the silicon seed.
