Abstract: 본 발명은, 복수개의 시편에 대하여 동시에 일렉트로마이그레이션 특성을 측정할 시에, 직류 전원 대신 펄스 신호를 이용함으로써 시편의 구조상 특정 부분에 국부적 전류 밀집현상이 많이 발생하는 시편 구조에서 줄 열의 발생을 최소화시키는 일렉트로마이그레이션 측정 장치 및 방법에 관한 것이다. 본 발명에 따르면, 일렉트로마이그레이션(Electromigration; EM) 측정을 위한 복수개의 시편이 상호 직렬 연결되도록 구성되어 있는 일렉트로마이그레이션 측정 장치로서, 상기 복수개의 시편에 펄스 신호를 인가하는 펄스 생성기를 포함하는 것을 특징으로 하는 일렉트로마이그레이션 측정 장치가 제공된다.

Abstract: PURPOSE: An apparatus and a method for measuring electromigration are provided to increase the reliability of measurement by minimizing joule's heat in measuring an electromigration. CONSTITUTION: In a device, a test block(120) includes a plurality of specimens(DUT1~DUT20). The specimens are connected with each other in series. Bypass switch(BPSW1~BPSW20) are connected to specimens in parallel. The test block is connected to a pulse generator(124a). The first pulse generation switch(PGSW1) control connection between the test block and the pulse generators(on). The secondary pulse generation switch(PGSW2) controls connection between the test unit and the ground according to connection between of the pulse generator and the test unit. The pulse generator supplies signal to apply current of a pulse wave form to the specimens.

Abstract translation: 目的：提供一种用于测量电迁移的装置和方法，以通过在测量电迁移时最小化焦耳的热量来增加测量的可靠性。 构成：在装置中，测试块（120）包括多个试样（DUT1〜DUT20）。 试样串联连接。 旁路开关（BPSW1〜BPSW20）与试样并联连接。 测试块连接到脉冲发生器（124a）。 第一个脉冲发生开关（PGSW1）控制测试块与脉冲发生器（on）之间的连接。 次脉冲发生开关（PGSW2）根据脉冲发生器和测试单元之间的连接来控制测试单元与地之间的连接。 脉冲发生器提供信号以将脉搏波形的电流施加到样本。
