Abstract: An apparatus for testing electrical characteristic and reliability of semiconductors is provided to reduce exchange frequency by performing inspection of DUTs using plural manipulators having a probe. An apparatus for testing electrical characteristic and reliability of semiconductors includes plural manipulators(110), probes(120), and phase control units. The manipulators are implemented corresponding to DUTs(Device Under Test). Each of the probes mounted on the manipulators includes a tip for detecting electrical characteristic and reliability of the DUTs. Each of the phase control units mounted on the manipulators adjusts movement of a corresponding probe on the DUTs.

Abstract: An apparatus for testing electrical characteristic and reliability of semiconductors and packages is provided to suppress generation of scratch at semiconductor samples without using a sharp test pin. An apparatus for testing electrical characteristic and reliability of semiconductors and packages includes a lower frame(152), a higher frame(154), and plural conductive contact poles(158). The lower frame supports plural semiconductor samples by mounting the semiconductor samples. The higher frame is mounted on the lower frame to measure the electrical characteristic of semiconductor samples. One end of the conductive contact poles is connected to the higher frame and the other end thereof is connected electrically to the respective semiconductor samples mounted on the lower frame.

Abstract: 본 발명은 반도체의 전기적 특성과 신뢰성을 프로빙하는 반도체의 전기적 특성과 신뢰성 검사장치에 관한 것이다.
본 발명의 주요한 기술적 구성은, 검사대상 반도체(DUT)를 상대로 복수 개가 구비되는 머니퓰레이터; 상기 복수 개의 머니퓰레이터에 각각 장착되며 상기 DUT의 전기적 특성 탐지를 위한 팁이 구비된 프로브; 상기 복수 개의 머니퓰레이터에 각각 설치되어 상기 DUT를 상대로 해당 프로브를 변위시키는 위상제어수단을 포함하여 이루어진다.
본 발명은 개별 조작되는 복수 개의 머니퓰레이터를 구비함에 따라 여러 개의 DUT에 대한 전기적 특성 및 그에 따른 신뢰성 검사를 매우 신속하고 용이하게 수행할 수 있고, 개개의 머니퓰레이터에 구비된 위상제어수단에 의해 DUT의 패드 또는 해당 패드의 검사대상 부분에 대한 프로브 팁의 위치 설정이 용이하여, 작업 효율이 크게 향상되는 효과가 있다. 또, 본 발명은 복수 개의 머니퓰레이터 각각이 개별적으로 구비하고 있는 프로브에 의해 DUT의 검사를 수행하게 되므로, 단일 프로브로 여러 개의 DUT에 대한 검사를 수행하는 종래의 경우에 비하여 프로브 팁의 교체 빈도를 줄일 수 있어 경제적인 면에서 매우 유리한 효과가 기대된다. 또한, 본 발명은 다양한 종류의 DUT를 상대로 검사를 수행할 수 있는 범용성을 가지므로 경제적인 면에서 매우 유리한 효과가 있다.

Abstract: 본 발명은, 반도체 및 패키지의 전기적 특성을 측정하기 위한 반도체 테스트 장치에 있어서, 복수 개의 반도체 시료를 탑재하여 지지하기 위한 하부 프레임과, 상기 반도체 시료의 전기적 특성을 측정하기 위하여 상기 하부 프레임 상부에 장착되는 상부 프레임과, 일단이 상기 상부 프레임에 결합되고 타단이 상기 하부 프레임에 탑재된 각 반도체 시료에 전기적으로 접속되는 복수 개의 도전성 콘택 막대를 포함하는 반도체 및 패키지의 전기적 특성과 신뢰성 검사장치에 관한 것이다. 본 발명에 의하면, 여러 개의 반도체 시료를 한번에 측정할 수 있으므로 경제적이고 효율적으로 반도체 시료의 신뢰성을 평가할 수가 있다.
