Abstract: 본 발명은 프로브 카드(probe card)에 사용되는 캔틸레버형 미세 접촉 프로브에 관한 것이다. 반도체 칩의 정상 유무를 전기적으로 테스트하기 위해 사용되는 캔틸레버형 프로브 카드는, 프로브가 수직방향으로 세워져 상단의 프로브 카드 본체에 고정되고 하단의 프로브 끝이 반도체 칩의 패드와 접촉되는 구조를 갖는다. 그리고 완전한 전기적 접촉을 위하여 어느 정도의 접촉력이 필요하며, 패드에 단차가 존재할 경우 이를 극복하기 위해 변형을 흡수할 수 있는 구조를 갖는다. 기존의 단일빔을 가진 캔틸레버형 프로브는 스크럽(Scrub)의 크기가 커서 작은 패드에 사용하는데에는 문제점이 있으며 또한 기존의 이중빔 캔틸레버형 프로브는 응력집중을 완화 시키는 설계를 하기가 매우 까다로운 단점이 있다.
본 발명에서는 스크럽을 줄일 수 있는 이중빔 캔틸레버형 프로브의 장점을 살리면서 힌지구조를 적용하여 탁월한 응력완화 효과를 얻을 수 있어 프로브의 허용변위를 증가시킬수 있는 것을 특징으로 한다. 힌지구조는 모멘트를 받지 않는 구조이므로 기존의 프로브에서 모멘트를 제거시킨 효과를 얻을 수 있기 때문에 응력을 고르게 받을 수 있으므로 프로브의 허용변위가 증가된다.

Abstract: PURPOSE: A probe card fixing device is provided to reduce the measuring time of an electric transfer property by simultaneously executing the measurement of ZIF connectors and probe card tips. CONSTITUTION: A fixing unit(10) clinches a probe card. A first measuring unit probe tip(20) and a second measuring unit probe tip(30) are connected to a measuring unit and are contacted with a ZIF connector and a probe card tip. A first camera(60) displays an interval between the ZIF connector and the first measuring unit probe tip. A second camera(70) displays an interval between the probe card tip and the second measuring unit probe tip.

Abstract: PURPOSE: A cantilever type micro contact probe with a hinge structure is provided to remove concentration phenomenon of the stress by supplying the cantilever type minute contact probe having the hinge structure which does not receive moment. CONSTITUTION: An attach unit(11) is attached to a probe card. An extension unit(13) has a double beam shape and spreads from the attach unit in the lateral direction. A contact unit(15) comprises a tip contacting the pad of the semiconductor chip and is perpendicularly projected in the end part of the extension unit. The hinge unit does not transfer the moment to the extension unit from the contact unit and is installed in the extension unit and electric device. The hinge unit is composed of a convex unit(16a) and a concave unit(16b) guiding the convex unit. The hinge unit comprises a gap(14) which is formed in order to keep the convex unit and concave unit.
