    Abstract: A light emitting diode is provided. Provided are a transparent substrate, a first semiconductor layer, an active layer, a second semiconductor layer that are sequentially stacked on the transparent substrate, and a first electrode connected to the first semiconductor layer. The first electrode includes: a first edge portion and a second edge portion that face each other; an edge electrode forming a closed loop along the edge of the first semiconductor layer; and a line electrode including a first line portion extended from the first edge portion and a second line portion extended from the second edge portion. The first line portion and the second edge portion are spaced apart from each other with a distance less than 1/4 of the length of the first line portion, and the second line portion and the first edge portion are spaced apart from each other with a distance less than 1/4 of the length of the second line portion.

    Abstract: PURPOSE: An optical filter integrate laser diode and wave length fixing light source structure is provided to measure a fine optical wave length change easily with a general optical detector by using a multiple microcavity integrate structure. CONSTITUTION: A distributed feedback laser diode(DBF-LD) is supplied on a substrate(1). A multiple microcavity filter(MMCF) is arranged at the rear side of the distributed feedback laser diode. A diffraction grating(5) which is supplied at an active layer of the distributed feedback laser diode makes the distributed feedback laser diode to be operated in a designated wave length, and a part of lights that is generated there goes out through the multiple microcavity filter. The multiple microcavity filter makes a filtering lights of special wave length. Integration of the multiple microcavity filter is possible with anyone of monolithic or hybrid integration.

    Abstract: 본발명에서는반도체레이저에미세다공진기구조의광필터를집적(Monolithic 또는 Hybrid 집적)시켜파장에따른투과광량을광검출기를통하여측정함으로서파장변화에따른광강도변화를측정하여광원에부착된온도조절기를통하여온도를조절함으로서미세한광파장변화를측정하고보정하여광원의파장을일정하게고정시킬수 있다. 이와같은특성을얻기위하여서는광필터역할을하는미세다공진기가집적화된반도체레이저가필수적이며, 일반적으로반도체와폴리이미드(Polyimide)(또는공기)의온도에따른굴절율변화는반대이므로폴리이미드의선택에따라온도에따른평균유효굴절율(effective refractive index)의변화가없도록제어할수 있으므로온도변화에무관한광파장필터의효과를얻을수 있다.
