A semiconductor chip includes a semiconductor substrate having a rectifying contact diffusion and a non-rectifying contact diffusion. A halo diffusion is adjacent the rectifying contact diffusion and no halo diffusion is adjacent the non-rectifying contact diffusion. The rectifying contact diffusion can be a source/drain diffusion of an FET to improve resistance to punch-through. The non-rectifying contact diffusion may be an FET body contact, a lateral diode contact, or a resistor or capacitor contact. Avoiding a halo for non-rectifying contacts reduces series resistance and improves device characteristics. In another embodiment on a chip having devices with halos adjacent diffusions, no halo diffusion is adjacent a rectifying contact diffusion of a lateral diode, significantly improving ideality of the diode and increasing breakdown voltage.

Una pastilla ("chip") de semiconductor incluye un substrato de semiconductor, que tiene una difusion de contacto rectificador y una difusion de contacto no rectificador. Una difusion de halo esta adyacente a la difusion de contacto rectificador y una difusion no de halo esta adyacente a la difusion de contacto no rectificador. La difusion del contacto rectificador puede ser una difusion de fuente / consumo de un transistor de efecto de campo (FET), para mejorar la resistencia a la perforacion a traves de la misma. La difusion del contacto no rectificador puede ser un contacto de cuerpo de FET, un contacto de diodo lateral o un contacto de resistor o condensador. Evitando un halo para los contactos no rectificadores, se reduce la resistencia en serie y mejora las caracteristicas del dispositivo. En otra modalidad, en una pastilla que tiene dispositivos con difusiones adyacentes de halo, ninguna difusion de halo esta adyacente a la difusion del contacto rectificador de un diodo lateral, mejorando significantemente la idealidad del diodo y aumentando el voltaje de interrupcion.
