    Abstract: The integrated circuit (1') for the control of MOS power transistor (2) comprises a circuit (20) for the detection of presence of an external load, the detection circuit utilized as a filter retarding an instant of detection of output voltage with respect to the appearance of control signal for switching of power transistor, and comprises means for subordinating the filtering time to the switching time of power transistor. The switching time of power transistor (2) is parametrized by the process of charging and discharging of a first capacitor by a first current source, and the filtering means comprise a second current source (18) connected in parallel with the filter capacitor (C2). The valude of constant current (12) of the second current source (18) is proportional to that of the first current source. The circuit also comprises means for making the precharge voltage of the second capacitor (C2) proportional to the initial or final voltage on terminals of the first capacitor at the time of switching. The discharge current of the second capacitor (C2) is dependent on the value of the charging current of the first capacitor used for parametrizing the switching time of power transistor, and the precharge voltage of the first capacitor is proportional to the supply voltage of the integrated circuit. The circuit can comprise a Zener diode (DZ) for setting the filtering time to a minimum, independently of the conditions of the switching time. The circuit also comprises a voltage divider (R1, R2) connected in parallel with the external load, the midpoint (15) of divider connected via a diode (D) to the first terminal (16) of the filter capacitor (C2), which is connected to the input of inverter (17) with output (7') delivering the result of detection. The circuit also comprises a switch (19) controlled by a signal Vc to stop the precharging of capacitor (C2) at the time of switching the power transistor (2). In the second embodiment, the constant current source is made up of one or more transistors in a current mirror connection and a transistor constitutive of the other constant current source.

    Abstract: Two external terminals (Vcc, G) are connected to the positive supply and ground. Control voltages (V1, V3) switch first and second vertical MOS transistors (S1, S3). A third control voltage (V4) switches a lateral MOS transistor (S4) whose source and drain are connected to ground and to the vertical bipolar transistor base (T). An alternative directly replaces the vertical MOS transistors with npn bipolar transistors. The integrated circuit forming these components has an n-type material substrate whose rear part is highly doped and covered by a metallisation. There are cells for each vertical MOS transistor, a region for the bipolar transistor and enclosed blocks in the substrate for the zener diode and lateral MOS transistor. Metallisations interconnect the components.
