Abstract: Direct growth methods for preparing diamond-assisted heat-dissipation silicon carbide substrates of GaN-HEMTs are disclosed. In an embodiment, the direct growth method includes the following steps: (1) etching holes in a surface of a silicon carbide substrate to produce a silicon carbide wafer; (2) ultrasonic cleaning the produced silicon carbide wafer; (3) establishing an auxiliary nucleation point on a surface of the silicon carbide wafer; (4) depositing a diamond layer; (5) removing the portion of the diamond layer on the upper surface while retaining the portion of the diamond layer in the holes; (6) ultrasonic cleaning; and (7) depositing diamond in the holes on the silicon carbide wafer until the holes are fully filled.

Abstract: The present invention provides a method for distributing relative gap parameters of large-scale high-speed rotary equipment components based on eccentricity vector following measurement and adjustment. According to the present invention, a propagation process of location and orientation errors of rotors and stators of an aero-engine during assembly are analyzed, a propagation relationship of eccentricity errors after n-stage rotor and stator assembly is determined, and a coaxiality prediction model after multi-stage rotor and stator assembly is obtained; and the relative concentricity and relative runout of the rotors and stators can be further obtained by using an offset of the rotors and stators, thereby implementing the calculation of a relative gap; thereafter, a dual-objective optimization model for multi-stage rotor and stator coaxiality and relative gap amount based on an angular orientation mounting position of all stages of rotors and stators is established, the angular orientation mounting position of all stages of rotors and stators is optimized by using a genetic algorithm, to obtain an optimal mounting phase of all stages of rotors and stators; and finally, relative gap parameters of the rotor and stator can be distributed by using a probability density method.

Abstract: The present invention discloses a novel membrane aerated anaerobic granular sludge reactor, belonging to the technical field of sewage treatment. The reactor solves the problems of low solubility of gas substances in an aqueous solution, large gas-liquid mass transfer resistance and low mass transfer rate. The top of a reactor body is provided with a water outlet, and the middle side wall of the reactor body is provided with a middle water outlet; the middle water outlet of the reactor body is connected with an water inlet of a membrane module; an water outlet of the membrane module is connected with a bottom water inlet of the reactor body through a circulating pump, a water inlet is connected with the bottom water inlet of the reactor body through a feed pump, a high pressure or pressurized gas cylinder outputs high pressure or pressurized gas to the membrane module, and a gas pressure regulating valve is arranged between the high pressure or pressurized gas cylinder and the membrane module. The novel membrane aerated anaerobic granular sludge reactor improves the content of a gas substrate therein, and shortens the formation time of granular sludge. The efficient nitrogen removal and greenhouse gas emission reduction method has higher nitrate and ammonia removal rates and a higher dissolved methane removal rate within a shorter time.

The layout method comprises: step 1, a wind speed test: adjusting a distance between a single discharge needle and a metal net, so that an ion wind speed at the wind speed central point position of the metal net is at the maximum, and measuring a distance value L between a tip of the discharge needle and the metal net; step 2, a projection radius measurement: measuring a wind speed Vr deviating from the wind speed central point position, and when Vr=aVmax, measuring that the distance between a wind speed measurement point and a wind speed central point is r; and step 3, a needle net layout: setting the distance between the tip of the discharge needle and the metal net to be within the range of (0.7-1.3)L, with the distance between tips of two adjacent discharge needles being within the range of (0.7-1.3)r. The present invention improves the air supply speed, air supply volume and air supply efficiency of an ion air supply module.
