Abstract: PURPOSE: A solid state imaging semiconductor device is provided to reduce the thickness and mounting area of a solid state imaging semiconductor device by forming an opening part in a circuit board and by positioning a solid stage imaging semiconductor chip or an image processing semiconductor chip in the opening part. CONSTITUTION: A solid state image lens(370) is attached to a lens attach part(390). An opening part is formed in a predetermined portion of a circuit board(300) attached to the lower part of the lens attach part. A solid state imaging semiconductor device converts the light from the solid state image lens into an image signal, positioned in the vertical lower part of the solid state image lens. The circuit board and the solid state imaging semiconductor chip(350) are electrically connected by the first electrical connection unit(360).

Abstract: An image pickup device and a manufacturing method thereof. A digital signal processing (DSP) chip is attached on a first surface of a substrate. A CMOS image sensor (CIS) chip is attached on an active surface of the DSP chip. The DSP chip and the CIS chip may be electrically connected to the substrate by wire bonding. A housing kit having a lens configured to transmit an image to the DSP chip may be mounted on the substrate. An inner space between the housing kit and the substrate is not molded, thereby simplifying a manufacturing process and providing a thinner and/or lighter image pickup device.

Abstract: PURPOSE: A regenerable multi-chip package is provided to regenerate a multi-chip package when a part of a chip is defective, by cutting or reconnecting a bonding tip of a circuit board exposed to the outside of a divided molding layer. CONSTITUTION: A plurality of bonding tips(22a,22b) are formed on the first surface of the circuit board(21). External contact pads connected to the bonding pads are formed on the second surface of the circuit board. A plurality of chip pads(24) are formed on a plurality of memory chips(23a,23b) attached to the first surface of the circuit board. An electrical connection unit electrically connects the bonding tips of the circuit board with the chip pads of the memory chip. A molding layer(26) encapsulates the memory chips and the electrical connection unit. The molding layer is divided to at least two and the bonding tips are exposed to the outside of the divided molding layer, so that the exposed bonding tips can be cut or reconnected for regeneration.
