본 발명은 안테나가 일체형으로 형성되는 반도체 패키지 및 그 제조 방법에 관한 것이다. 본 발명에 따른 반도체 패키지는 반도체 칩; 상기 반도체 칩을 봉지하는 봉지부; 상기 봉지부의 상부면에 형성되는 상부 기판과 상기 봉지부의 하부면에 형성되는 하부 기판을 포함하는 기판부; 상기 봉지부 또는 상기 기판부에 형성되며 상기 반도체 칩과 전기적으로 연결되는 안테나부; 및 상기 봉지부를 관통하여 형성되는 비아 접속부; 를 포함하며, 상기 반도체 칩은 상기 안테나부를 통해 밀리미터파 대역의 고주파를 송수신하고, 상기 안테나부와 상기 반도체 칩은 상기 비아 접속부를 통해 전기적으로 연결되며, 상기 안테나부는 상기 상부 기판의 외부면에 형성되고, 상기 상부 기판은 다층 기판이며, 상기 안테나부는 상기 상부 기판의 여러 층에 다수의 방사체가 형성될 수 있다.

PURPOSE: A semiconductor package and a manufacturing method thereof are provided to implement signal matching of an antenna by controlling a distance between a semiconductor chip and an antenna through the grinding of a protection layer. CONSTITUTION: A substrate includes a semiconductor chip(20). A protection layer(30) covers the semiconductor chip. A metal pattern(40) is installed on the protection layer. A first connection member connects the semiconductor chip to the metal pattern. A conductive layer is formed between the first connection member and the metal pattern.

PURPOSE: A beam forming method and a multi-antenna system using the same are provided to reduce a setup time for transmission of a weight vector without loss of performance gain. CONSTITUTION: A transmitter(100) comprises an inverted FFT(Fast Fourier Transform) unit(101) which implements inverted FFT of a signal to be transmitted. A D/A and mixer(102) converts the transformed signal into the analogue signal and mixes the converted signal. A beam forming unit(103) multiplies the mixed signal by a transmission weight vector. An antenna array(104) delivers a signal to a receiver(200) through a channel.

CONSTITUTION: A wireless energy transmission unit(100) is composed of a wireless transmission loop(110) and a wireless transmission meta structure(120). The wireless energy transmission unit transmits magnetic energy generated from a wireless transmission loop to one point of a direction of a reception unit(200). The wireless transmission loop is composed of a disk unit(111) and a wire unit(112) connected to both sides of the disk unit. The wireless transmission meta structure is installed in a transmission path which transmits wireless energy from the wireless transmission loop. The wireless transmission meta structure is composed of a substrate(121) and a single division ring resonance pattern(122) formed on each surface of the substrate.

PURPOSE: A multi antenna system using adaptive beamforming is provided to find a corresponding beamforming weight vector in a code book, thereby adjusting a phase of an RF signal. CONSTITUTION: A frequency down converter(300) down-converts a signal received from a signal combining unit to a baseband signal. An A/D converter(400) converts the baseband signal from the frequency down converter into a digital signal. When the receiving SNR(Signal to Noise Ratio) of the digital signal from the A/D converter is lower than a preset SNR, a beamforming controller(500) sets a currently set weight vector as another predetermined weight vector. The beamforming controller provides the set weight vector to a phase adjusting unit.
