    Abstract: Methods of forming high-density contacts are provided. An interlayer insulating layer and an auxiliary layer having interconnection line patterns are sequentially formed on a substrate in which a conductive region is formed. Next, a contact photoresist pattern having a bar-shaped pattern is formed on the auxiliary layer. The bar-shaped pattern is substantially orthogonal to the interconnection line pattern formed in the auxiliary layer. The gate electrode and the lightly doped source/drain region(109) are commonly connected with one shared contact which penetrates an interlayer dielectric(119) formed on an upper portion of the gate electrode. A part of the LDD region of the lightly doped source/drain region(109) is contacted with a region forming the shared contact. A spacer(112) is formed on a sidewall of the gate electrode in the region forming the shared contact. The spacer(112) has thickness less than the width of the LDD region. In addition, the spacer(112) is used for preventing a contact between the LDD region and the shared contact.
