Abstract: PURPOSE: A cleaning device and a cleaning method of a semiconductor manufacturing apparatus are provided to remove effectively a deposit by performing a cleaning process by using pure steam. CONSTITUTION: A deionized water steam production vessel(2) generates the deionized water steam from the deionized water. A supply unit(5) supplies the deionized water steam to a target. A supply line(4) connects the deionized water steam production vessel with the nozzle. A collection unit(6) is installed in the around the nozzle and collects used steam from the target. A collection vessel condense the used steam to collects it. A contact surface with the deionized water steam is formed with resin.
