Abstract: A coating and developing device and an operation method of the coating and developing device and a storage media are provided to collect the substrate on which the protective film is not coated appropriately without giving the bad effect on the process efficiency of the substrate. A coating and developing device comprises the coating module(COT), the developer module(DEV), the heat module, the module group, and the substrate transfer. The coating module sprays the resist onto the surface of substrate. The developer module forms the liquid layer on the surface of substrate in the exposure part, and supplies the developer to the substrate which completes the exposure dipping and develops the substrate. The heat module heats the substrate. The module group comprises the cooling module for freezing the substrate. The module group has the sequence number for transferring. The substrate transfer performs the substrate transfer between the modules of the module group.

Abstract: 액침 노광에 적용되는 도포, 현상 장치에 있어서, 적정하게 보호막이 도포되어 있지 않은 기판에 대해 정상적인 기판의 처리 효율에 악영향을 미치는 일 없이 회수할 수 있고, 또한 보호막의 제거 작업의 간편화를 도모할 수 있는 기술을 제공하는 것이다.
본 발명의 도포, 현상 장치에서는, 액침 노광에 대한 보호막의 도포가 적정하게 행해지지 않은 이상 기판에 대해서는, 노광부로 반입시키지 않고 대기 모듈에서 대기시키고, 순번이 하나 앞인 기판이 노광부로부터 반출되어 지정 모듈, 예를 들어 현상 전의 가열 모듈로 반입된 후, 상기 이상 기판을 상기 지정 모듈로 반입하도록 하여, 이른바 스케줄 반송에는 영향을 미치지 않도록 하는 동시에, 이상 기판에 대해서도 보호막 제거 유닛에 있어서의 처리를 실행하도록 제어한다.
