Abstract: A chemical mechanical polishing apparatus and a method for conditioning a polishing pad can increase conditioning efficiency by decreasing the diamond abrasion and improving the rough of the grinding pad. The chemical mechanical polishing apparatus(100) and a grinding pad(120) conditioning method includes the step of rotating the grinding pad with the axis of rotation(130) of the table(110) and contacting the substrate to the grinding pad while rotating the polishing head(140) which absorbs and fixes the wafer(W), and polishing the wafer; the step of supplying the slurry on the grinding pad in the slurry arm; the step of performing the conditioning to 1 cycle unit while the polishing pad conditioner(170) sweeps to from side to side, and repetitively performing to stop for a moment set up in advance for hour conditioning; the step of determining whether it performed the conditioning as the cycle number set up in advance or not, and in case of the conditioning set up in advance is not performed, performing the conditioning as scheduled, and terminating the conditioning it performed the conditioning as the cycle number set up in advance.

Abstract: A CMP equipment and a method of polishing an interlayer dielectric layer of a wafer using the same are provided to drive a plurality of polishing units in the same driving time by compensating for the driving time according to the thickness of the interlayer dielectric layer. Abstract: A CMP method is provided to improve the polishing rate of wafers by removing the deionized water supplied to the surface of a polishing pad by a conditioning process and by increasing the temperature of the polishing pad. A dry preventing solution is supplied to the surface of a plurality of polishing pads in a lot that has undergone a CMP process to prevent hardening of slurry. The dry preventing solution on the polishing pads is removed. The polishing pads are conditioned to increase the temperature of the polishing pads whose temperature is decreased by the dry preventing solution(S120). By using the conditioned polishing pads, a CMP process is performed on a plurality of wafers in another lot(S130).
