Abstract:
A method for manufacturing a memory device for stabilizing reset current is provided to reduce power consumption and enhance reliability of the memory device by reducing a reset current value of the memory device using a resistance conversion material. A memory device includes an oxide layer(32) including a resistance conversion material. A lower electrode(31) is formed on a lower structure. An electron beam(37) or an ion beam is irradiated on one region of the oxide layer. The resistance conversion material includes at least one of NiO, TiO2, HfO, ZrO, ZnO, WO3, CoO or Nb2O5. The lower structure includes a substrate having a source and a drain, a gate insulating layer and a gate electrode layer contacting the source and the drain, and a conductive plug connected with at least one of the source and the drain and a first electrode.

암 줄기 세포 또는 순환 종양 세포 분리용 조성물 및 키트, 및 생물학적 시료 중 암 줄기 세포, 순환 종양 세포를 분리하는 방법, 및 전이성 암의 진단 방법이 제공된다. 이를 이용하면 암 줄기 세포 또는 순환 종양 세포 분리를 효율적으로 분리 또는 검출하고, 전이성 암을 정확도와 민감도가 높게 진단할 수 있다.

PURPOSE: A biomarker for diagnosis of cancer is provided to be able to efficiently detect and isolate the cancer stem cell or the epithelial-mesenchymal transited circulating tumor cell. CONSTITUTION: A biomarker for detecting the cancer stem cell or the epithelial-mesenchymal transited circulating tumor cell includes Caveolin-1 of which the expression relatively increases in the cancer cell compared to the normal cell. A kit for detecting the cancer stem cell or the epithelium-mesenchymal transited circulating tumor cell includes Caveolin-1 or an antibody specifically binding to its fragment, or its antigen binding fragment. A method of isolating the cancer stem cell or the epithelium-mesenchymal transited circulating tumor cell comprises a step of detecting the cancer stem cell or the epithelium-mesenchymal transited circulating tumor cell in which Caveolin-1 is expressed on the cell surface from a biological sample; and a step of isolating the detected cancer stem cell or epithelium-mesnchymal transited circulating tumor cell from the biological sample. A terminal having a dual SIM card and a method for executing a function thereof are provided to display an SIM card converting menu in an activate state or an inactivate state, thereby enabling a user to easily grasp whether an SIM card converting mode is usable. It is sensed that the first and second cards are respectively connected to the first and second card sockets by applying power to an off dual SIM(Subscribe Identity Module) card terminal(S20, S30). SIM card recognition information about the sensed SIM card is stored. Booting is performed by the sensed SIM card(S40).

A user identity module recognition rate increasing method in a mobile equipment is provided to increase a user identity module recognition rate in accordance with a communication speed change after a PPS(Protocol and Parameter Selection) procedure between the mobile equipment and a user identity module, thereby preventing recognition rate deterioration of the user identity module. A PPS procedure is carried out between a mobile equipment and a user identity module(201-205). After the PPS procedure, predetermined delay occurs between the mobile equipment and the user identity module(207,209). After the predetermined delay, the first command is transmitted to the user identity module(211).
