    Abstract: 반도체소자의제조방법은, 제1 기판상에, 저마늄(Ge)과비교하여격자상수의차이가미리설정된문턱값이하인물질로이루어진희생층을형성하는단계; 상기희생층상에저마늄(Ge) 층을형성하는단계; 제2 기판상에절연층을형성하는단계; 상기저마늄(Ge) 층을상기절연층상에접합하는단계; 및상기저마늄(Ge) 층이상기절연층에접합된상태에서, 상기희생층을식각함으로써상기희생층및 상기제1 기판을제거하는단계를포함한다. 상기반도체소자의제조방법에의하면, 에피택셜리프트오프(Epitaxial Lift-Off; ELO) 기법에의하여다양한표면방향을가진절연체상저마늄(Germanium-on-Insulator; GeOI) 구조를형성할수 있고, 희생층의격자상수를이용하여저마늄(Ge) 층에변형(strain)이가해지도록할 수있다. 또한, 상기반도체소자의제조방법에의할경우저마늄(Ge) 층의표면거칠기가낮아추가적인연마(polishing) 과정을필요로하지않으며, 저마늄(Ge) 층의두께를수 내지수십 nm 이하의얇은두께로제조할수 있고, 희생층성장에사용된기판은분리하여재사용할수 있다.
