Abstract: PURPOSE: A tunnel insulating layer, a non-volatile memory device, and a manufacturing method thereof are provided to remarkably reduce a leakage current by forming an insulating layer separation area including silicon-nitrogen combination by annealing after injecting a nitrogen ion in the tunnel insulating layer. CONSTITUTION: An insulating layer consisting of silicon oxide is formed on the upper side of a substrate(S10). The insulating layer is formed by a low-pressure chemical vapor deposition, a wet oxidation method or a thermal oxidation method. An ion doping layer is formed in the inner side of the insulating layer by injecting an ion in the insulating layer(S20). An insulating layer separation area is formed in the inner side of the insulating layer by annealing the insulating layer in which the ion doping layer is formed(S30).

Abstract: PURPOSE: A two-side door locking system is provided to operate not to open a door although a hinge is destroyed. CONSTITUTION: A door lock system consists of a door frame(10), a rectangular door(100), a door frame(110), a lock device(300), a receiver, a motor(420) and a control unit. The door frame is formed in a rectangular frame shape forming the circumference of the door. The lock device is prepared in an upper plane unit and a side plane unit inside of the door frame and has a plurality of lock latches(310) locking or unlocking the door frame and door. The receiver recognizes a bluetooth signal transmitted from a mobile phone in a remote site. The motor is controlled according to the signal recognition of the receiver and operates the lock device. The control device has a control circuit(430).
